Diamond semiconductor element and process for producing the same

Abstract

A process for producing a diamond semiconductor, characterized by comprising a first process-step of implanting dopant into a diamond by an ion implantation technique, a second process-step of forming a protective layer on at least part of the surface of said ion-implanted diamond, and a third process-step of firing said ion-implanted diamond protected by said protective layer under a pressure of no less than 3.5GPa and at a temperature of no less than 600°C is disclosed.

    A process for producing a diamond semiconductor, characterized by comprising:a first process-step of implanting dopant into a diamond by an ion implantation technique;a second process-step of forming a protective layer on at least part of the surface of said ion-implanted diamond;and a third process-step of firing said ion-implanted diamond protected by said protective layer under a pressure of no less than 3.5GPa and at a temperature of no less than 600°C.

    A process for producing a diamond semiconductor, characterized by comprising:a first process-step of implanting dopant into a diamond by an ion implantation technique;a second process-step of superimposing two of said ion-implanted diamond each other such that at least part of the surfaces of the ion-implanted diamonds makes contact with each other, and then of firing them under a pressure of no less than 3.5GPa and at a temperature of no less than 600°C.

    A process for producing a diamond semiconductor according to any of claims 1 to 3, characterized in that the pressure P (kbar) and the temperature T (K) when said ion-implanted diamond is fired are a pressure of no less than 35kbar and a temperature of no less than 873K which satisfy the relation of the expression P>7.1+0.027T.

    A process of producing a diamond semiconductor according to any of claims 1 to 4, characterized in that said protective layer is any of the following layers:a layer of a metal including at least one of the metals titanium, tungsten, platinum, palladium and molybdenum, a layer of Al 1-x Si x O 1-y N y (0≤x≤1, 0≤y≤1) and a layer comprising many layers of no less than two of them.

    A process of producing a diamond semiconductor according to any of claims 1 to 5, characterized in that the diamond used in said first process-step is a diamond thin-film produced by a CVD technique.
