Abstract

There is disclosed an integrated circuit with a plurality of flexible integrated bonding means. The integrated circuit of this invention has a plurality of bonding means, which extend beyond the boundary of the integrated circuit and are flexible beyond that boundary.

    An integrated circuit with flexible bonding means comprising:an integrated circuit having a boundary;a plurality of integrated bonding means;said plurality of integrated bonding means being electrically connected to said integrated circuit and extending beyond said boundary of said integrated circuit and being flexible beyond said boundary of said integrated circuit;and said plurality of integrated bonding means being so constructed and arranged to provide electrical connection to said integrated circuit.

    The integrated circuit recited in claim 1, wherein said plurality of bonding means further comprise a supporting layer.

    The integrated circuit recited in claim 2, wherein said supporting layer is a layer of polyimide.

    The integrated circuit recited in claim 1, wherein said plurality of bonding means are aluminum.

    The integrated circuit recited in claim 4, wherein said plurality of bonding means further comprise a supporting layer.

    The integrated circuit recited in claim 4, wherein said supporting layer is a layer of polyimide.

    A process for creating a flip chip bonded combination comprising the steps of:a. creating a first wall structure around each bonding pad of a first integrated circuit;b. creating a first connection means over each one of said bonding pads within said first wall structure;c. creating a second wall structure around each bonding pad of a second integrated circuit;d. creating a second connection means over each one of said bonding pads of second integrated circuit within said second wall strucure;e. removing said second wall structure;f. placing each of said second connection means partially within said first wall structure to contact said respective first connection means g. creating electrical connection between two respective connection means within said first wall structure.
