    Claims 1. An exposure apparatus that exposes a substrate with exposure beam via liquid, comprising:a projection optical system that has an optical element having an exit surface via which the exposure beam is transmitted, the exit surface being arranged to be in contact with the liquid;a nozzle member arranged at a surrounding of the optical element and arranged to form a liquid immersion region below the projection optical system with the liquid, wherein the optical element has a protruding part and a thin film, the protruding part being formed in the exit surface to protrude in an exit direction, and the thin film being formed at a different portion of the optical element from a portion of the optical element via which the exposure beam is transmitted, and wherein the nozzle member has a lower surface and an inward surface, the lower surface having an opening through which the exposure beam is passed, the inward surface being arranged facing a side surface of the protruding part.

    A method of exposing a substrate with exposure beam via liquid, the method comprising:positioning the substrate below a projection optical system, the projection optical system having an optical element that has an exit surface via which the exposure beam is transmitted, the exit surface being arranged to be in contact with the liquid;and irradiating the substrate with the exposure beam via the projection optical system and a liquid immersion region, the liquid immersion region being formed with the liquid below the projection optical system by use of a nozzle member that is arranged at a surrounding of the optical element, wherein the optical element has a protruding part and a thin film, the protruding part being formed in the exit surface to protrude in an exit direction, and the thin film being formed at a different portion of the optical element from a portion of the optical element via which the exposure beam is transmitted, and 189 wherein the nozzle member has a lower surface and an inward surface, the lower surface having an opening through which the exposure beam is passed, the inward surface being arranged facing a side surface of the protruding part.
