- 2Laserdiode nach Anspruch 1, wobei die unterste p- oder n-Halbleiterschicht (HS) als p- oder n-leitende Substratschicht (pS) ausgebildet und der n- oder p-leitende Kontakt (gnK) der Monitordiode (MD) auf der Oberseite der Laserdiode (LD) gleichzeitig als n-oder p-leitender Kontakt (gnK) der Laserdiode (LD) ausgebildet ist.
- 3Laserdiode nach Anspruch 1 oder 2, wobei der n-leitende Kontakt (gnK) und der p-leitende Kontakt (pLK) der Laserdiode (LD) elektrisch voneinander isoliert auf der Oberseite der Laserdiode (LD) angeordnet sind.
- 4Laserdiode nach einem der Ansprüche 1 bis 3, wobei vor der Rückfacette (RF) ein zusätzlicher vertikaler Spiegel (VSP) mit einer Tiefe bis einschließlich zur aktiven Laserschicht (LS) angeordnet ist.
- 5Laserdiode nach einem der Ansprüche 1 bis 4, wobei die Rückfacette (RF) und/oder der zusätzliche vertikale Spiegel (VSP) zusätzlich mit einer metallischen oder dielektrischen Verspiegelung belegt sind.
