Electronic assembly comprising substrate with embedded capacitors and methods of manufacture

Abstract

To reduce switching noise, the power supply terminals of an integrated circuit die can be coupled to the respective terminals of at least one embedded capacitor in a multiplayer ceramic substrate. In one embodiment, the capacitor is formed of at least one high permittivity layer. In another embodiment, several high permittivity layers are interleaved with conductive layers. Alternatively, the capacitor can comprise at least one embedded discrete capacitor. Also described are an electronic system, a data processing system, and various methods of manufacture.

    A substrate (210; 320; 410) to package a die (200; 300; 400) comprising:a plurality of power and ground vias (215, 227;315, 327;405, 419) in a core region of the substrate;an embedded capacitor (230;330;430, 440) having first and second terminals;and a plurality of power lands (212;312;402) coupled to the first terminal through the plurality of power vias, and a plurality of ground lands (213;313;403) coupled to the second terminal through the plurality of ground vias;wherein the plurality of power lands and the plurality of ground lands are positioned to be coupled to corresponding power and ground nodes (202, 203;302, 303;402;403) of the die.

    An electronic assembly comprising the die and substrate of any preceding claim.

    A method for making a substrate (210; 310; 410) to package a die (200; 300; 400), the method comprising:forming a plurality of power and ground vias (215, 227;315, 327;405, 419) in a core region of the substrate;forming in the substrate at least one capacitor (230;330;430, 440) having first and second terminals;and forming a plurality of lands (212, 213;312, 313;402, 403) on a surface of the substrate, including a first land coupled to the first terminal through one of the power vias, and a second land coupled to the second terminal through one of the ground vias, wherein the first and second lands are positioned to be coupled to corresponding power and ground nodes of the die.
