13 claims: 7 independent, 6 dependent

  1. 1
A scanning microscope for producing a two-dimensional scan image of a sample (12), comprising an electron source (1, 2), scanning deflectors (15, 16) for scanning a primary electron beam (7) fired from said electron source (1, 2) on said sample (12), an objective lens (8) for converging said primary electron beam (7), a first secondary detector (33) for detecting backscattered and/or secondary electrons reflected from said sample (12), an acceleration tube (9) located in an electron beam path of said objective lens (8), and means (13) for applying a negative potential to said sample (12), wherein a retarding electric field against said primary electron beam (7) is yielded between said acceleration tube (9) and said sample (12) and said first secondary detector (33) is located closer to said electron source (1, 2) than said acceleration tube (9) characterised in that the microscope further comprises a second secondary detector (34) also located closer to said electron source (1, 2) than said acceleration tube (9), said acceleration tube (9) is formed by an upper magnetic pole (53) of said objective lens (8) which is electrically insulated from the remaining part of said objective lens (8), and the microscope further comprises means for applying a positive post-acceleration voltage of said primary electron beam (7) to said upper magnetic pole (53).
  2. 4
The microscope of any preceding claim, wherein said secondary detectors (33, 34) are located between said acceleration tube (9) and said scanning deflector (15, 16) or between said scanning deflector (15, 16) and said electron source (1, 2).
  3. 5
The microscope of any of claims 1 to 3, wherein the first secondary detector (33) is located between said acceleration tube (9) and said scanning deflector (15, 16) and the second secondary detector (34) is located between said scanning deflector (15, 16) and said electron source (1, 2).
  4. 6
The microscope of any preceding claim, further comprising means for keeping the ratio of said post-acceleration voltage (10) applied to said acceleration tube (9) to the electron gun voltage applied to said electron source (1, 2) and the ratio of the voltage applied to said sample (12) to the electron gun voltage constant.
  5. 8
The microscope of any preceding claim, wherein said means (13, 60) for applying a negative potential to said sample (12) is adapted to generate a retarding electric field against said primary electron beam (7) between said objective lens (8) and said sample (12),
  6. 9
The microscope of any preceding claim, wherein said secondary detectors (33, 34) each include a conductive target plate (29) having an aperture (28) through which said primary electron beam (7) passes, extracting means (24) for extracting said secondary electrons reflected on said target plate (29), and detecting means (25, 26, 27) for detecting said extracted secondary electrons.
  7. 13
The microscope of any preceding claim, further comprising means for serving said scanning deflector (15, 16) through the effect of a combination of electrostatic deflection and magnetic field deflection and means for adjusting to apply desirous deflection to said primary electron beam (7) but no deflection to said secondary signal extracted from said sample (12).
