3 claims: 1 independent, 2 dependent

  1. 1
Use of an apparatus for supporting a single substrate in the reactant gas flow in a chemical vapor deposition reaction chamber (22, 26) system having a bottom surface (23, 27) and a tubular shaft (24, 28) depending from the reaction chamber (22, 26), said apparatus comprising in combination:a circular susceptor (30) having an upper surface (240) for centrally receiving a substrate for chemical vapor deposition purposes, and a lower surface having a central cavity(144) adapted to receive the end of a sensor (130) to sense the temperature at the center of the susceptor (30);and a susceptor ring (252) separate from said susceptor (30) having an inner diameter slightly larger than the outer diameter of said susceptor (30) to enable the positioning of said ring (252) in substantially concentric relation with the susceptor (30) and to enable said susceptor (30) to rotate relative to the ring (252), the ring (252) being adapted to support one or more sensors (268, 270, 272) close to the periphery of the susceptor (30) to sense the temperature of the ring (252) adjacent the susceptor (30), and being positionable sufficiently close to the susceptor (30) so that the temperature of the susceptor (30) is close to the temperature of the ring (252) adjacent the susceptor (30) to assemble with said system, said system comprising in combination: drive shaft means (50) defining a rotational axis, said drive shaft means being coaxially located within the tubular shaft (24,28) and having a top end extending into the reaction chamber (22,26);drive means (90) coupled to said drive shaft means (50) for rotating said drive shaft means (50);means (44) disposed at the top end of said drive shaft means for engaging said susceptor (30);means for receiving a purge gas under pressure from a remote source and for directing the purge gas through the tubular shaft (24,28) and to inhibit flow of the reactant gas into the area below said susceptor (30) and into the tubular shaft (24,28);and said temperature sensors (268, 270, 272).
  2. 2
Use of the apparatus of Claim 1, wherein said apparatus includes a passage in the ring (252) for receiving sensors (268, 270, 272) including an aperture on one side of said ring (252) for inserting a sensor to a location at a leading edge (276) of the ring (252) with respect to the direction of gaseous flow across the ring (252) and the susceptor (30),an aperture for positioning a sensor at a trailing edge (278) of said susceptor (30), and an aperture for positioning a sensor (268, 270, 272) in the passage at a location between the leading and trailing edges (276, 278).
