    A process for planarizing an integrated circuit structure in a vacuum apparatus which comprises the steps of:(a) depositing a first layer (20) of an insulating material by non-ECR chemical vapour deposition on an integrated circuit structure (10) in a chemical vapour deposition chamber in said apparatus;(b) depositing a low melting inorganic planarizing layer (30) on said insulating layer (20);(c) dry etching said inorganic planarizing layer (30) to remove at least a portion thereof to planarize said structure;and (d) depositing a second layer (40) of insulating material on said structure to encapsulate remaining portions of said planarizing layer (30);said planarizing layer comprising any inorganic material which: (i) may be deposited on said insulating layer without the use of a solvent;(ii) does not need to be subsequently cured or baked to harden the material sufficiently to permit etching thereof;and (iii) is capable of being dry etched at approximately the same rate as said insulating layer.

    A process as claimed in Claim 1, characterised in that said low melting inorganic planarizing layer (30) has a flow temperature of not greater than 500°C in a chemical vapour deposition chamber in said apparatus and is deposited at a deposition temperature within a range of from about 300°C to about 500°C and sufficiently high within said range to permit said low melting inorganic planarizing material to flow as it is deposited.

    A process as claimed in Claim 1 or Claim 2, characterised in that the low melting inorganic planarizing layer is a low melting glass which has a flow temperature of not greater than 500°C and contains a compound selected from the class consisting of B₂O₃, B₂S₆, B₂O₃/SiO₂ mixtures, As₂O₃, As₂S₃, P₂O₅, and combinations thereof.

    A process as claimed in any preceding claim, characterised in that the first insulating layer (20) is selected from the class consisting essentially of an oxide, nitride, and oxynitride of silicon;and in that the second insulating layer (40) is of the same material as said first insulating layer (20).

    A process as claimed in any preceding claim, characterised in that said first insulating layer (20) is a layer of silicon oxide.

    A process as claimed in any preceding claim, characterised in that said step of depositing said second layer (40) is also carried out in said same apparatus whereby said integrated circuit structure (10) is maintained in said same apparatus throughout the process to avoid exposing said structure to contamination.

    A process as claimed in Claim 6, characterised in that each of said steps is carried out in the same chamber of said apparatus.

    A process as claimed in any preceding claim, characterised in that said step of depositing said insulation layer (20) comprises simultaneously depositing and etching said insulation material using a gaseous mixture of insulation material and etchant in a ratio of about 1 to 20 volume % etchant.

    A process as claimed in Claim 1, characterised in that said integrated circuit structure (10) is maintained in the same chemical vapour deposition chamber in said apparatus throughout the process to avoid exposing said structure to contaminants.

    A process as claimed in Claim 9, characterised in that said low melting inorganic planarizing layer (30) is a low melting glass which has a flow temperature of not greater than 390°C and contains a compound selected from the class consisting of B₂O₃, B₂S₆, B₂O₃/SiO₂ mixtures, As₂O₃, As₂S₃, P₂O₅, and combinations thereof;and in that said first insulating layer (20) is selected from the class consisting essentially of an oxide, nitride, and oxynitride of silicon;and in that said second insulating layer (40) is of the same material as said first insulating layer (20).

    A process as claimed in Claim 1, characterised in that:(a) the insulating material is selected from the class consisting essentially of an oxide,nitride, and oxynitride of silicon;(b) the low melting inorganic planarizing layer is a low melting glass which has a flow temperature of not greater than 390°C and contains a compound selected from the class consisting of B₂O₃, B₂S₆, B₂O₃/SiO₂ mixtures, As₂O₃, As₂S₃, P₂O₅, and combinations thereof;(c) said low melting glass is anisotropically dry etched to remove at least a portion thereof;and in that said integrated circuit structure is maintained in the same chemical vapour deposition chamber in the same apparatus throughout the process to avoid exposing said structure to contaminants.
