Deposited-silicon film solar cell.

Abstract

A thin-film photovoltaic solar cell features a thin polycrystalline silicon active semiconductor formed over a conductive ceramic substrate. Between the substrate and the adjacent active semiconductor layer is a barrier layer which provides for refelction of light, minimizes back surface recombination and prevents contamination of the active semiconductor.

    In a thin-film photovoltaic solar cell comprising, in order, a substrate (100) functioning as mechanical support, a back plane conductor (110) functioning as a first electrical contact, at least one semiconductor layer (300), including at least one photovoltaic junction, and second electrical contact means (400), the improvement being:a substrate (100) comprising a ceramic material containing a high proportion of silicon coefficient that is selected to have a thermal expansion coefficient that is matched to the semiconductor;a barrier layer (200) including a multiplicity of contact regions (210) interposed between the back plane conductor (110) and the semiconductor layer (300);and the semiconductor layer (300) is a polycrystalline thin film.

    A thin-film photovoltaic solar cell (10) comprising, in order:a. a conductive ceramic substrate (100) containing a high proportion of silicon and functioning as a mechanical support and first electrical contact;b. a silicon dioxide barrier layer (200) over the substrate to provide for reflection of light, to minimize back surface recombination and to prevent diffusion of impurities;c. a multiplicity of openings (210) in the barrier layer occupying less than 5% of the area of the barrier layer (200) to provide for electrical contact to the back contact plane (110) of the substrate (100);d. a layer (300) of polycrystalline silicon less than 100 microns thick over the barrier, which includes a p-type region (310) and an n-type region (320) thereon forming a photovoltaic homojunction therebetween;and e. a transparent second electrical contact means (400) applied to the semiconduc­tor region (320).

    A thin-film photovoltaic solar cell (10) comrpising, in order:a. a conductive ceramic substrate (100) containing a high proportion of silicon and functioning as a mechanical support and first electrical contact;b. a layer (300) of polycrystalline silicon less than 100 microns thick over the substrate, which includes a p-type region (310) and an n-type region (320 thereon forming a photovoltaic homojunction therebetween;and c. a transparent second electrical contact means (400) applied to the semiconductor region (320).
