A method of establishing a conductive via path.

Abstract

According to the method of establishing a conductive via path between spaced interlevel conductors, succes­sive layers of metallization (10,18) separated by a dielectric (14, 20) are formed. Holes (22, 24) for the vias through the dielectric and metallic layers are opened in one step to eliminate interlevel mashing. Metallic annular pads (32, 34) are employed at locations where contact may be established to another wiring level. The vias are self-aligned and taper (22-22ʹ, 24-24ʹ) from top to bottom. The method is applicable to both chip-­level and carrier-level multi-metallization structures.

    A method of establishing a conductive via path between spaced interlevel conductors comprising the steps of:defining a first level having a pattern of a first conductive material (10,10ʹ) and applying a first dielec­tric layer (14) over said first level of conductive material;applying a second level having a pattern of a second conductive material (18,18ʹ) over said first dielectric layer and applying a second dielectric layer (20) over said second level of conductive material;creating a via path by opening said dielectric layers (14, 20) and said patterned second conductive material (18,18ʹ) and terminating said opening (22,22ʹ;24,24ʹ) the first conductive material (10,10ʹ);and filling the opening (22,22ʹ;24,24ʹ) with a conductive material.

    A conductive via path in a multilevel package with spaced interlevel metallization layers, character­ized in that it comprises:a conduit extending within said package downward from one metallization layer (300) through an adjacent dielectric layer (260), an intermediate metallization layer (240), a further dielectric layer (200) beneath said intermediate metallization layer, and terminating at a third metallization layer (180), said conduit showing a step-wise reduction in area where said conduit passes through said intermediate layer (240), and a conductor filling said conduit.
