Abstract

A memory device having memory cells (6) for storing binary data, a data line (2) coupled to the memory cells for transferring data stored in the memory cells, a decoder (4) for selecting one of the memory cells to couple the selected memory cell (6) with the data line (2), the potential (VS) of the data line being changed with the stored data of the selected memory cell, and a sense amplifier (10) coupled to the data line (2) for sensing the stored data of the selected memory cell (6) and providing a read out output (e) corresponding to the sensed stored data. The sense amplifier (10) includes sensor (20, 30, 40) responsive to a first threshold level (VH) and a second threshold level (VL) for providing the read out output (e) such that, when the data line potential (VS) is changed to cross the first threshold level (VH), the sensor means provides a read out output representing first stored data (e = logic 0), and when the data line potential (VS) is changed to cross the second threshold level (VL), the sensor provides a read out output representing second stored data (e = logic 1).

    A memory device comprising:memory cells for storing given data;a data line coupled to said memory cells for transferring data stored in said memory cells;a decoder coupled to said memory cells for selecting one of said memory cells to electrically relate the selected memory cell with said data line, the potential of said data line being changed with the stored data of said selected memory cell;and a sensor amplifier coupled to said data line for sensing the stored data of said selected memory cell and providing a read out output corresponding to the sensed stored data;characterized in that said sense amplifier (10) includes a sensor means (20, 30, 40;60 - 90;102 - 194;470, 472) responsive to a first threshold level (VH) and a second threshold level (VL) for providing said read out output (e) such that, when the data line potential (VS) is changed to cross the first threshold level (VH), said sensor means provides a read out output representing first stored data (e = logic 0), and when the data line potential (VS) is changed to cross the second threshold level (VL), said sensor means provides a read out output representing second stored data (e = logic 1).

    A memory device of any one of claims 6 to 9, wherein said sensor means further includes a timing circuit (172 - 180) coupled to said comparator (104 - 112, 116 - 128, 160 - 170) and delay circuit (60, 194) and responsive to said comparison result (Q) and selection information (A, B), for providing a timing signal (i) indicating the level chang eof said comparison result (Q);and a latch circuit (192) coupled to said timing circuit (172 - 180) and comparator (104 - 112, 116 - 128, 160 - 170) for latching the level of said comparison result (Q) according to said timing signal (i) and providing the latched level as the read out output (e).

    A memory device of any one of claims 1 to 12, wherein said first threshold level (VH) is corresponding to the maximum level of said data line potential (VS), and said second threshold level (VL) to the minimum level of said data line potential (VS).

    A memory device comprising memory cells for storing given data;a data line coupled to said memory cells for transferring data stored in said memory cells;a decoder coupled to said memory cells for selecting one of said memory cells to electrically relate the selected memory cell with said data line, the potential of said data line being changed with the stored data of said selected memory cell;and a sensor amplifier coupled to said data line for sensing the stored data of said selected memory cell and providing a read out output corresponding to the sensed stored data;characterized in that said sense amplifier (10) includes means (102, 114, 130, 132, 140, 150, 160 - 194) responsive to the data stored in said selected memory cell for changing a sense level (VH or VL) which determines a threshold of the sensing operation of said sense amplifier.
