Abstract

Un type de boîtier destiné à une puce à circuit intégré (104) comporte une grille de connexion dont les pattes de connexion (106) sont connectées à la périphérie d'un substrat (102) conducteur de chaleur, électriquement isolé, constitué par exemple d'un matériau céramique. Plusieurs trajets conducteurs électriques (110), ou îlots de liaison, servent de sites de liaison intermédiaire pour les fils de liaison plus courts (112, 116) connectant les plages de connexion (114) placées sur la puce à circuit intégré (104) aux pattes de connexion (106) de la grille de connexion. La puce à circuit intégré recouvre les trajets conducteurs tout en laissant une partie exposée qui sert respectivement de zone de rattachement intermédiaire pour chacun des fils de liaison. Les trajets électriques servant d'îlots de liaison sont créés par dépôt d'un matériau en couche mince recourant aux techniques de fabrication des semi-conducteurs ou par dépôt d'un matériau en couche épaisse recourant aux techniques d'impression.

    IN THE CLAIMS:1. An integrated-circuit package configuration for packaging an integrated- circuit die, comprising: a leadframe having a plurality of bonding fingers extending toward a central region thereof;an electrically-insulated, heat-conductive die-attach substrate positioned in the central region of said leadframe and forming a die-attach paddle for mounting said integrated-circuit die, said substrate having a first surface to which the ends of the bonding fingers are fixed adjacent to the periphery of said die-attach substrate, said integrated-circuit die being fixed to a central area of the first surface of the die-attach substrate;a plurality of electrically conductive bonding traces formed on the first surface of the electrically-insulated, heat-conductive die-attach substrate, said conductive traces extending from the central area of said die-attach substrate, said conductive traces each providing a respective intermediate attachment area for attachment of respective bonding wires which extend between bonding pads on said integrated-circuit die and said conductive traces, wherein said conductive traces extend from the central area of the die-attach substrate such that the integrated-circuit die overlies said conductive traces while still providing an exposed portion of the conductive traces as a respective intermediate attachment area for respective bonding wires;and means for electrically connecting each of said bonding traces to a corresponding bonding finger of said leadframe;

    The package configuration of Claim 1 wherein said means for electrically connecting each of said bonding traces to a corresponding bonding finger of said leadframe includes second bonding wires respectively connected between a bonding trace and a corresponding bonding finger.

    The package configuration of Claim 1 wherein said electrically-insulated, heat-conductive die-attach substrate is formed of a ceramic material.

    The package configuration of Claim 6 wherein said electrically-insulated, heat-conductive die-attach substrate is formed of a ceramic material selected from the group comprising alumina nitride and beryllium oxide

    The package configuration of Claim 1 wherein said conductive traces are formed on said electrically-insulated, heat-conductive die-attach substrate for those bonding pads on said integrated-circuit die which are greater than 150 mils from a corresponding bonding finger on said leadframe.

    The package configuration of Claim 1 wherein bonding pads on said integrated-circuit die which are located closer than 150 mils from a corresponding bonding finger on said leadframe do not have a conductive trace provided therefor.

    The package configuration of Claim 1 wherein the conductive traces are formed as elongated conductive areas on the first surface of said electrically-insulated, heat-conductive die-attach substrate.

    The package configuration of Claim 1 wherein said conductive traces are formed of a deposited thin-film material.

    A method of packaging an integrated-circuit die, comprising the steps of:bonding the ends of the bonding fingers of a leadframe to the periphery of an electrically-insulated, heat-conductive substrate;attaching an integrated-circuit die to a central area of said electrically-insulated, heat-conductive die-attach substrate;extending a plurality of electrically conductive traces from the central area of the die-attach substrate such that the integrated-circuit die overlies said conductive traces while still providing an exposed portion of the conductive traces as a respective intermediate attachment area for respective bonding wires;attaching respective bonding wires from a first plurality of bonding wires between bonding pads on said integrated-circuit die and one of the plurality of electrically conductive traces, formed on the electrically-insulated, heat-conductive substrate;connecting the bonding fingers of the leadframe and corresponding electrically conductive traces.

    The method of Claim 9 wherein the step of connecting the bonding fingers of the leadframe and corresponding electrically conductive traces includes connecting with a bonding wire.

    The method of Claim 9 including the step of forming the electrically conductive bonding traces by forming thick-films on said electrically-insulated, heat- conductive substrate.
