Abstract
The power MOSFET 10 includes a semiconductor substrate having a drift region 102 therein and a transition region 130 extending between the first surface 102a of the semiconductor substrate and the drift region. Transition region 130 has a vertically retrograded doping profile that peaks at a first depth relative to first surface 102a. First and second base shielding regions 128 are provided below the respective first and second base regions 126 to deplete the transition region 130 .

In general, power MOSFETs (MOSFETs) have been developed for applications requiring power switching and power amplification. Commercially available devices for power switching applications are typically DMOSFETs (DMOSFETs) and UMOSFETs (UMOSFETs). One main purpose in these devices is to achieve low specific on-resistance to reduce power dissipation. In a power MOSFET, the gate electrode provides turn-on and turn-off control upon application of an appropriate gate bias. Hereinafter, the present invention will be more fully described with reference to the accompanying drawings showing preferred embodiments of the present invention. However, the present invention may be embodied in many different forms, and the scope of the present invention should not be construed as being limited by the examples shown below. Rather, the embodiments of the present invention are provided so that this disclosure will be thorough and complete, and will fully convey the present invention to those skilled in the art. Like reference numerals refer to like elements throughout. Furthermore, the various layers and regions in the drawings are schematically drawn. As will be appreciated by those skilled in the art, when a layer is described as being "on" a semiconductor substrate or other layer, the layer may be in direct contact with the semiconductor substrate or other layer. Alternatively, a third layer may be interposed therebetween. Furthermore, the terms "first conductivity type" and "second conductivity type" refer to opposite conductivity types, such as N or P-type, each embodiment described and illustrated herein being its complement. Referring now to FIG. 1 , the integrated vertical power device 10 according to the first embodiment of the present invention includes a plurality of active vertical power device unit cells arranged side by side in a semiconductor substrate. As shown, the power device 10 has a heavily doped first conductivity type (represented by N+) drain region 100 , and a first conductivity type drift region forming a non-rectifying junction with the drain region 100 . (102). The drain electrode 136 is also formed in ohmic contact with the drain region 100 . The drain region 100 may have a thickness between about 10 microns and about 500 microns. The drift region 102 is preferably non-uniformly doped. In particular, the drift region 102 preferably has a monotonically decreasing gradient doping profile along a direction extending from the non-rectifying junction to the first surface 102a of the drift region 102 . This inclined doping profile is preferably about 1×10<sup>17 </sup>to 2.5×10<sup>17</sup>㎝<sup>-3 </sup>It can be a linear gradient doping profile decreasing from a maximum drift region dopant concentration with a range between to a minimum dopant concentration. Accordingly, the drain region 100 is approximately 1×10<sup>19</sup>㎝<sup>-3</sup> If it is doped to a higher level, the non-rectifying junction will become an abrupt non-rectifying junction. The upper area within the drift area 102 is approximately 1×10<sup>16</sup>㎝<sup>-3</sup> The level may be uniformly doped, and the uniformly doped upper region in the drift region 102 may have a thickness in the range of about 0.5 to about 1.0 μm.
Several trenches 104 may be formed in the drift region 102 . If trenches are to be formed, the trenches 104 are preferably formed side by side as parallel strip-shaped trenches within the drift region 102 . However, other trench shapes may also be used (eg, arcuate, tortuous, polygonal including rings and hexagons, etc.). As described herein, regions will be defined as distinct regions if they are seen as distinct regions on a cross-section. As shown, each pair of trenches preferably defines a drift region mesa 102b therebetween. An electrically insulating film 106 is also formed on the sidewalls and bottom of the trench 104 . These "trench" The insulating film 106 may have a thickness of about 3000 Angstroms, but the thickness may vary depending, among other things, on the grade of the power device 10 . The electrically insulating film 106 may be a silicon oxide film or other common dielectric material. Each trench 104 is preferably filled with a conductive region 110 electrically insulated from the drift region 102 by a respective electrically insulating film 106 . The conductive region 110 may constitute a trench-type electrode electrically connected to each other by the source electrode 138 . This source contact/electrode 138 may extend on the first surface 102a of the drift region 102 , as shown.
Each of the uniformly doped upper regions in the drift region mesa 102b constitutes the transition region 130 of the first conductivity type. The transition region 130 forms a non-rectifying junction with each of the drift regions 102 and, depending on the thickness, a non-rectifying junction with a uniformly doped upper region of the drift region 102 or a gradient doped portion of the drift region 102 . can form. For example, the uniformly doped upper region in the drift region 102 may have a thickness of about 1.0 μm with respect to the first surface 102a and the transition region 130 about the first surface 102a. It may have a thickness of 0.7 μm. Furthermore, according to a preferred aspect of the present invention, each transition region 130 has a doping profile of the first conductivity type that is retrograded perpendicular to the first surface 102a. In particular, the peak concentration of the dopant of the first conductivity type at the first depth of the transition region is at least two times greater than the concentration at the first surface 102a of the doping profile of the retrograded first conductivity type. More preferably, the peak concentration of the dopant of the first conductivity type in the transition region is at least 10 times greater than the concentration at the first surface of the doping profile of the first conductivity type. According to another preferred aspect, the slope of at least a portion of the retrograde first conductivity type doping profile is 3×10<sup>21</sup>cm<sup>-4</sup>bigger than The doping profile in the transition region 130 also includes a high-doping profile that extends in a descending direction from the highest concentration to the non-rectifying junction between the transition region 130 and the drift region 102 . A desirable doping profile can be achieved by performing a single implantation step or performing several implantation steps at a relatively high dose and energy level. For example, as shown in FIG. 8A , the relatively broad peak of the transition region doping profile uses a dopant with an intrinsic diffusion length of about 1.0 microns and reduces the first, second and third implant depths to about 0.15, 0.3 and This can be achieved by performing three implantation steps at each energy (same or similar dose level) to form at 0.45 microns.
As shown, a gate electrode 118 is formed on the first surface 102a. This gate electrode 118 may be strip-shaped and may extend parallel to the trench-type electrode 110 . As shown, the gate electrode 118 preferably constitutes an insulated gate electrode (eg, a MOS gate electrode). With the regions 130 , 133 , 126 , and 128 in each drift region mesa 102b rotated 90 degrees with respect to the sidewall of the trench 104 , the gate electrode 118 is positioned in the longitudinal direction of the trench-type electrode 110 . According to a preferred aspect of the present invention, the peak concentration of the dopant of the second conductivity type in each shield region 128 is approximately the same depth (from the first surface 102a) as the peak concentration of the dopant of the first conductivity type in each transition region 130 . depth) is formed. Complete depletion of transition region 130 may also occur during forward on-state conduction. In particular, complete depletion during forward operation preferably occurs before the voltage in the channel (the portion adjacent to the edge of the transition region 130) equals the gate voltage on the insulated gate electrode 118. As used herein, a transition region being "fully depleted" means that the transition region is at least sufficient to provide a JFET-style pinch-off of an extended forward current path vertically across the transition region 130 . It should be interpreted to mean that the area is sufficiently depleted. In order to obtain sufficient depletion, a relatively highly doped shield region 128 of a second conductivity type (eg P+) is provided near the transition region 130 and on opposite sides of the transition region 130 . For the device of Figure 1, simulations were performed for a unit cell with a trench depth of 4.7 microns, a trench width of 1.1 microns, and a mesa width of 1.9 microns. A general selective etching technique using a first etching mask (not shown) is performed to define several parallel band-shaped trenches 204 in the drift region 202 . Referring now to FIG. 9C , the polysilicon layer 210 may be conformally deposited using a low-temperature CVD process. The thickness of this film should be sufficient to fill the trench 204 . The polysilicon film 210 may be doped in-situ (eg, with phosphorus) to achieve a low sheet resistance of 10 Ω/square. As shown in FIG. 9D , the deposited polysilicon layer 210 is etched back using a conventional etching technique. The duration of this etch step is long enough so that the polysilicon region 210a in the trench 204 is flush with the upper surface 202a of the mesa 202b. This etch-back step may be performed without an etch mask. Referring now to FIG. 9E , a second mask (not shown) capable of selectively removing the oxide film on the mesa 202b but preserving the oxide film in the field oxide region (not shown) that may be located around the drift region 202 . ) to perform the etching step. As shown in FIG. 9F, a thin pad oxide film 212 is grown as a blocking oxide film over the exposed upper surface of the mesa 202b. The thin pad oxide layer 212 may have a thickness of about 250 Å. Referring to FIG. 9G , after removing the pad oxide layer 212 , a gate oxide layer 216 having a thickness of about 500 Å is formed instead. This gate oxide film 216 is wet O<sub>2</sub> It can be formed by performing a thermal growth step for 20 minutes at a temperature of 900° C. in an atmosphere. A plurality of gate electrodes 218 are defined by depositing a blanket polysilicon film 218 and then patterning using a photoresist mask layer 220 (third mask). A series of self-aligned ion implantation processes are performed. In particular, the shielding region dopant 222 (eg boron) has an energy level of 100 keV and 1×10<sup>14</sup>cm<sup>-2</sup>A heavily doped second conductivity type self-aligned shielding region may be formed by implanting into the transition region at a phosphorus dose level. Referring to FIG. 9I , the first conductivity type source region dopant 232 is implanted into the base region 226 using the gate electrode 218 as an ion implantation mask. As shown in FIG. 9K , a source contact 238 and a gate contact (not shown) may be formed by performing a normal front surface metal deposition and patterning step. As shown, a source contact 238 extends along the upper sidewall of the trench 204, making contact with the exposed portions of the source, base, and shield regions. A drain contact 236 is defined to perform a backside metal step by thinly grinding the backside of the substrate 200 .
A vertical power device according to another embodiment of the present invention provides an improvement over a conventional double diffusion power MOSFET. As shown in FIG. 12 , a unit cell of a conventional double diffusion MOSFET 300 includes a semiconductor substrate 302 having a drift region 304 therein. The upper region 304a of the drift region 304, extending adjacent the upper surface of the substrate 302, can be more heavily doped and has a downwardly sloping vertical doping profile, as shown on the right side of FIG. can have As will be appreciated by those skilled in the art, the upper region 304a of the drift region 304 is referred to as a JFET neck region. The illustrated doping profile shows the dopant concentration of the first conductivity type in the substrate 302 taken along 12A-12A'. The upper region 304a of this drift region 304 is formed by implanting an N-type dopant at a relatively low energy level into the upper surface of the substrate 302 and then annealing the substrate 302 so that the implanted dopant has a peak concentration at the surface. MOSFET 300 also includes an insulated gate electrode 318 spaced apart from the top surface of substrate 302 by gate oxide 320 . The insulating gate electrode 318 is also isolated from the adjacent source electrode 310 by the insulating capping layer 322 . The pair of P-type base regions 314 may be formed as band-shaped regions extending in a third direction (not shown) and parallel to the gate electrode 318 . A heavily doped base contact region 312 (denoted as P+) is also formed. As shown, this contact region 312 extends beyond the base region 314 towards the drift region 304 . The base region 314 may be formed by implanting a base region dopant into the substrate 302 using the gate electrode 318 as an ion implantation mask. A thermal treatment step is then performed to at least partially drive-in the implanted base region dopant. After this annealing step, the source region dopant may be implanted into the substrate 302 using the gate electrode 318 again as an ion implantation mask. A short annealing step is performed to drive-in the implanted base region and source region dopants simultaneously. Following this second annealing step, a masking layer is deposited on the substrate 302 and then patterned to have openings therein. Then, a high-concentration dopant of the base contact region is implanted at a relatively high energy level into the center of each base region 314 through the opening. A third anneal is performed to diffuse the base contact region dopant laterally and perpendicular to the substrate 302 . The use of P+ base contact regions 312 may suppress parasitic bipolar transistor operation by reducing the effective base resistance under each source region 316, thereby improving stable-operation-region and ruggedness. U.S. Patent No. 5,879,967 to Kim "Methods of Forming Power Semiconductor Devices Having Latch-UP Inhibiting Additional Power Devices (e.g., MOSFETs, IGBTs) using a buried P-type layer self-aligned to the gate electrode Regions". Referring to FIG. 13 , a MOSFET device 400 according to an additional embodiment of the present invention expands laterally and is heavily doped, and when the MOSFET device 400 blocks the reverse voltage, the P-base rich-through effect is sufficiently achieved. and a base shield region 412 , operative to suppress and shield or protect each base region 414 by causing a reverse current to pass through the base shield region 412 instead of the base region 414 . As described in more detail below with reference to FIGS. 14A-14G , this P-base reach-through suppression allows for reduced channel length of device 400 . In particular, the MOSFET device 400 of FIG. 13 is a semiconductor substrate having a drift region 404 of the first conductivity type therein overlying an underlying drain region 406 (indicated by N+) and forming a non-rectifying junction. (402). As shown in FIG. 14A , the drift region 404 may be formed by epitaxially growing a uniformly or non-uniformly doped epitaxial layer on an underlying heavily doped substrate. A first conductivity type transition region 424 is also formed adjacent the top surface 402a of the substrate 402 . The transition region 424 may be formed simultaneously with the step of epitaxially growing the drift region 404 . Instead, the transition region 424 implants a dopant of the first conductivity type at a relatively high energy level into the upper surface 402a of the substrate 402 , which after an appropriate annealing step has It can be formed in such a way that a retrograde doping profile having the highest concentration at depth 1 is obtained. This retrograde doping profile similar to the profile shown in Figure 8a is shown on the right side of Figures 13 and 14a. Before the step of implanting the transition region dopant, a step of forming a masking layer having an opening defining an active region of the substrate 402 may be performed. The MOSFET of FIG. 13 also includes an insulated gate electrode 418 on top surface 402a. Gate electrode 418 is spaced apart from upper surface 402a by gate oxide 420 . The insulating gate electrode 418 is also isolated from the adjacent source electrode 410 by the insulating capping layer 422 . The gate electrode may be patterned into a strip-shaped or serpentine shape, annular (eg, ring or hexagonal) or other similar shape. A second conductivity type (denoted p-type) base region 414 is formed in the substrate 402 and this base region 414 is preferably self-aligned to each end of the insulated gate electrode 418 . This base region 414 extends opposite the insulated gate electrode and supports the inversion layer channel during forward on-state conduction. A source region 416 of a first conductivity type is provided in the base region 416 and may be wide enough to extend into the more heavily doped base shield region 412 . A source region 416 extends laterally below each end of the gate electrode 418 . The lateral distance between the end of each source region 416 and the opposite edge of the transition region 424 defines the channel length of the MOSFET.
Base shield region 412 extends below base region 414 and is transversely wider than base region 414 . As shown in FIG. 13 , the base region 414 is more heavily doped than the base region 414 of the base shield region 412 and the top region of the transition region 424 extending adjacent the top surface 402a A PN junction is formed with each of the opposite sides. The opposing sides of the upper region of the transition region 424 extend laterally towards each other and at a second depth relative to the first surface limit the neck above the transition region 424 to a minimum. This second depth preferably corresponds to the depth at which the dopant concentration in the base shield region 412 is highest. The second depth is preferably approximately equal to the first depth (ie, the depth in the retrograde doping profile of the transition region 424 ). In addition, the combination of the vertical doping profile in the base shield region 412 and the desired retrograde doping profile in the transition region 424 results in complete depletion of the transition region 424 when the power device 400 blocks the maximum reverse voltage. promote Each of the illustrated base, source and base occlusion regions may be, for example, separate band-shaped regions, or may be portions of base, source and base occlusion regions having annular, polygonal or other shapes. The base shielding region 412 may be formed by implanting a base shielding region dopant 412a into the upper surface 402a using the gate electrode 418 as an ion implantation mask. As shown in FIG. 14B , the gate electrode 418 may be formed as a high-conductivity film on the lower gate oxide insulating film 420 . Next, a masking layer is deposited on the high-conductivity film, and then the masking layer is patterned in the shape of a gate electrode to be formed to form a mask 421 . A portion of the high-conductivity film not covered by the mask 421 is etched out by performing an optional etching step. The gate oxide insulating layer 420 may be used as an etch stop layer. An annealing step is then performed to drive-in the implanted base shield region dopant 412a to define the intermediate shield region 412 . Following this annealing step, a base region dopant 414a of the second conductivity type is implanted at a relatively low level into the upper surface 402a of the substrate 402, as shown in FIG. 14D. The annealing step is performed again to drive in the implanted base region dopant vertically and horizontally under the gate electrode 418 and further drive in the already implanted and annealed base shield region dopant 412a. Here, the side length of the base region 414 with respect to the opposite end of the gate electrode 418 is shorter than the side length of the base shielding region 412 . The base occlusion region 414 acts to confine the transition region 424 to a minimum width at a level corresponding to the depth into which the base occlusion region dopant 412a is implanted.
Referring now to FIG. 14E , a source ion implantation mask (not shown) is formed on the substrate 402 . The source ion implantation mask may include an opening exposing the upper surface of the gate electrode 418 and the periphery of the base region 414 . A source region dopant 416a is implanted into the substrate 402 to drive-in to a short annealing step. As shown in FIG. 14F , an electrically insulating film is deposited on the gate electrode 418 and then patterned to define an insulating capping film 422 . As shown in FIG. 14G , a conventional metal step is performed to define a source electrode 410 on the upper surface 402a and a drain electrode 408 on the back surface of the substrate 402 .
A two-dimensional computational simulation was performed for the vertical MOSFET of FIG. 13 . For the unit cell, a gate width of 1.2 microns (in cross-section) and a gate oxide thickness of 40 nm (400 Å) were used. The drift region doping concentration is 1.75×10<sup>16</sup>㎝<sup>-3</sup>, and the thickness was 2 microns. The depth of the base shielding area was also set at 0.75 microns and the cell pitch was set at 3 microns. The P-base channel length was also set to 0.17 microns. Based on these figures, the breakdown voltage was simulated to be 40 volts, and 0.17 mΩ·cm<sup>2</sup>low intrinsic on-state resistance (R<sub>sp</sub>) was obtained.
