A method of inspection of a substrate, the method comprising the steps: (a) illuminating a region of said substrate with a radiation beam and detecting scattered radiation to obtain first scattering data;(b) comparing said first scattering data with second scattering data from a library, wherein the library comprises scattering data for a range of positions perpendicular to a direction of a scan path;and (c) determining, based on said comparison, the presence of a fault of said substrate at said region, wherein said illumination and detection is performed along - said scan path across said region, such the said first scattering data is spatially integrated over said region.

    A method of inspection according to any one of the previous claims, wherein said second scattering data is obtained by measurement of a reference region of a substrate.

    A method of inspection according claim 5, wherein said reference region is a strip.

    A method of inspection according to any one of claims 1 to 4, wherein said second scattering data is obtained by calculation from a model of a reference region.

    An inspection apparatus for inspection of a substrate, the inspection apparatus comprising:a radiation source configured to illuminate a region of said substrate with a radiation beam;a detector configured to detect scattered radiation to obtain first scattering data;at least one processor configured to: compare said first scattering data with second scattering data from a library, wherein the library comprises scattering data for a range of positions perpendicular to a direction of a scan path and to determine the presence of a fault of said substrate at said region based on said comparison, wherein said illumination and detection are performed along a scan path across said region, such that said first scattering data is spatially integrated over said region.

    An inspection apparatus according to any one of claims 10 to 13, wherein said second scattering data is obtained by measurement of a reference region of a substrate.

    An inspection apparatus according claim 14, wherein said reference region is a strip.

    An inspection apparatus according to any one of claims 1 to 13, wherein said second scattering data is obtained by calculation from a model of a reference region.

    An article of manufacture including a computer readable medium having instructions stored thereon that, executed of which by a computing device, cause the computing device to perform operations comprising:(a) illuminating a region of said substrate with a radiation beam;(b) detecting scattered radiation to obtain first scattering data;(c) comparing said first scattering data with second scattering data from a library, wherein the library comprises scattering data for a range of positions perpendicular to a direction of a scan path ;and (d) determining, based on said comparison, the presence of a fault of said substrate at said region, wherein said illumination and detection is performed along a scan path across said region, such that said first scattering data is spatially integrated over said region. 15
