    - What is claimed is:1. A method of manufacturing a short-channel device, for regulating the flow of electrical current, the method comprising: introducing channel dopants into a semiconductor substrate such that the dopant concentration varies significantly in the vertical direction and is generally constant in the lateral direction;providing a gate electrode on the surface of the semiconductor substrate;and providing a source electrode and a drain electrode on the semiconductor substrate such that the channel length is less than or equal to 100 nm, wherein at least one of the source electrode and the drain electrode forms a Schottky or Schottky-like contact to the semiconductor substrate.

    A method of manufacturing a short-channel device, for regulating the flow of electrical current, the method comprising:introducing channel dopants into a semiconductor substrate such that the dopant concentration varies substantially in the vertical direction and is generally constant in the lateral direction;providing a gate electrode on the semiconductor substrate;exposing the semiconductor substrate on one or more areas proximal to the gate electrode;depositing a thin film of metal;and reacting the metal with the exposed semiconductor substrate such that a Schottky or Schottky-like source electrode and drain electrode are formed on the semiconductor substrate and are separated by a channel length of no more than 100 nm.

    A method of fabricating a short-channel length MOSFET device, the method comprising:introducing channel dopants into a semiconductor substrate such that the dopant concentration varies significantly in the vertical direction and is generally constant in the lateral direction;providing a gate electrode on the semiconductor substrate;and providing a source electrode and a drain electrode on the semiconductor substrate such that the channel length is less than or equal to 100 nm, wherein at least one of the source electrode and the drain electrode forms a Schottky or Schottky-like contact to the semiconductor substrate.

    A method of fabricating a short-channel length MOSFET, the method comprising:introducing channel dopants into a semiconductor substrate such that the dopant concentration varies substantially in the vertical direction and is generally constant in the lateral direction;providing a gate electrode on the semiconductor substrate;exposing the semiconductor substrate on one or more areas proximal to the gate electrode;depositing a thin film of metal;and reacting the metal with the exposed semiconductor substrate such that a Schottky or Schottky-like source electrode and drain electrode are formed on the semiconductor substrate and are separated by a channel length of less than or equal to 100 nm.
