13 claims: 5 independent, 8 dependent

  1. 1
A back-illuminated solid-state imaging device comprising a pixel array (41) formed in a semiconductor substrate (70) having a back surface side (75) and an opposite front surface side, each pixel comprising:a photoelectric conversion section (PD) that performs photoelectric conversion;a charge retaining section (MEM) that temporarily retains electric charge converted by the photoelectric conversion section;a first isolation trench (201) formed in the substrate between the photoelectric conversion section and the charge retaining section, the first isolation trench (201) partially penetrates the substrate in the depth direction from the back surface side (75) towards the front surface side such that the first isolation trench is deeper than the photoelectric conversion section (PD);and further comprising an N+ diffusion layer (222) that receives electric charge when the photoelectric conversion section is saturated preventing that electric charge flows into the charge retaining section, the N+ diffusion layer being electrically connected to a pixel reset transistor.
  2. 3
The solid-state imaging device according to any one of the preceding claims, further comprising a read gate that reads electric charge from the photoelectric conversion section, wherein the read gate is formed to extend in a vertical direction and in a horizontal direction with respect to the photoelectric conversion section.
  3. 6
A back-illuminated solid-state imaging device comprising a pixel array (41) formed in a semiconductor substrate (70) having a back surface side (75) and an opposite front surface side, each pixel comprising:a photoelectric conversion section (PD) that performs photoelectric conversion;a charge retaining section (MEM) that temporarily retains electric charge converted by the photoelectric conversion section;and a first isolation trench (201) formed in the substrate between the photoelectric conversion section and the charge retaining section, the first isolation trench (201) partially penetrates the substrate in the depth direction from the back surface side (75) towards the front surface side such that the first isolation trench is less deep than the photoelectric conversion section (PD) and deeper than the charge retaining section (MEM) in a depth direction of the semiconductor substrate;and further comprising an N+ diffusion layer (222u) that receives electric charge when the photoelectric conversion section is saturated preventing that electric charge flows into the charge retaining section, the N+ diffusion layer being electrically connected to a pixel reset transistor (92).
  4. 9
The solid-state imaging device according to any one of claims 6 to 8, further comprising a write gate that writes the electric charge converted by the photoelectric conversion section to the charge retaining section, wherein the write gate is formed to extend in a vertical direction and in a horizontal direction with respect to the charge retaining section (MEM).
  5. 10
The solid-state imaging device according to any one of the preceding claims, further comprising:a second isolation trench between each of pixels adjacent to each other, the second isolation trench completely penetrating the semiconductor substrate in the depth direction;and a PN junction region that is formed on a sidewall of the second isolation trench and that includes a P-type region and an N-type region.
  6. 13
An electronic apparatus equipped with a solid-state imaging device according to any one of the preceding claims.
