    A memory cell, comprising:a bottom electrode (12) having an upper surface with an upper surface area;first and second programmable material plates (22, 24) having length, width and thickness (30, 32) dimensions;the thickness (30, 32) dimensions being less than the length and width dimensions;the programmable material plates (22, 24) having thin edges along the thickness (30, 32) dimensions;the first programmable material plate (22) being supported edgewise over the bottom electrode (12);the first programmable material plate (22) having a bottom thin edge and an upper thin edge;only the bottom thin edge of the first programmable material plate (22) being against the bottom electrode (12), and being directly against only a portion of the upper surface area of the bottom electrode (12);the second programmable material plate (24) being supported edgewise over the first programmable material plate (22);the second programmable material plate (24) having a bottom thin edge and a top thin edge;the bottom thin edge of the second programmable material plate (24) being directly against the top thin edge of the first programmable material plate (22);and a top electrode (16) over the top thin edge of the second programmable material plate (24).

    A method of forming an array of memory cells, comprising:providing an array of bottom electrodes (74) across a supporting base (64), the array comprising rows (78-80) and columns (81-84);the rows (78-80) extending primarily along a first axis (85), and the columns (81-84)extending primarily along a second axis (86) that intersects the first axis (85);forming first blocks (88, 90) that extend primarily along the first axis (85);the first blocks (88,90) extending across alternating spaces between adjacent rows (78-80) of the bottom electrodes (74) and partially covering the bottom electrodes (74), the first blocks (88,90) having edges (91, 93) extending upwardly from upper surfaces of the bottom electrodes (74);patterning first programmable material lines (102) along the edges (91, 93) of the first blocks (88,90);forming second blocks (104-108) that extend primarily along the second axis;the second blocks (104-108) extending across alternating spaces between adjacent columns (81-84) of the bottom electrodes (74) and partially covering the bottom electrodes (74), the second blocks (104-108) having edges (111, 113, 115) directly over upper surfaces of the bottom electrodes (74);patterning second programmable material lines (112) along the edges (111,113,115) of the second blocks (104-108);forming top electrode material (114) over the second programmable material lines (112);forming masking material lines (125) over the top electrode material (114), and over the second programmable material lines (112);transferring a pattern from the masking material (125), through the top electrode material (114), and through the first programmable material lines (102) with one or more etches;first and second programmable material lines (102, 112) having width and thickness dimensions;the thickness dimensions being less than the width dimensions;the programmable material lines (102, 112) having thin edges along the thickness dimensions;the first and second programmable material lines (102, 112) having a bottom thin edge and a top thin edge;the bottom thin edge of the second programmable material line (112) being directly against the top thin edge of the first programmable material line (102);wherein the patterning of the first programmable material lines (102) along the edges (91,93) of the first blocks (88, 90) comprises: forming a layer of sacrificial material (94) along the edges (91,93) of the first blocks (88, 90);forming second material (96) along the sacrificial material (94) and within spaces between the first blocks (88, 90);removing the sacrificial material (94) to leave gaps (100) between the first blocks (88,90) and the second material (96), and along the edges (91,93) of the first blocks;and filling the gaps (100) with the first programmable material (102);wherein the layer of sacrificial material (94) is a first layer of sacrificial material, and wherein the patterning of the second programmable material lines (112) along the edges (111,113,115) of the second blocks (104-108) comprises: forming a second layer of sacrificial material along the edges (111,113,115) of the second blocks (104-108);forming third material along the second layer of sacrificial material and within spaces between the second blocks (104-108);removing the second layer of sacrificial material to leave gaps between the second blocks (104-108)and the third material, and along the edges (111,113,115) of the second blocks (104-108);and filling the gaps between the second blocks (104-108) and the third material with the second programmable material (112).
