Illumination optical apparatus and projection exposure apparatus

Abstract

An illumination optical apparatus and projection exposure apparatus capable of reducing a light quantity loss when a mask is illuminated with a polarized illumination light. An illumination optical system (ILS) for illuminating a reticle (R) with an illumination light (IL) and a projection optical system (PL) for projecting the pattern image of the reticle (R) onto a wafer (W) are provided. An illumination light (IL) emitted from an exposure light source (1) in a linearly polarized state in the illumination optical system (ILS) passes through first and second birefringent members (12, 13) having different fast axis directions and is converted into a polarized state that is substantially linearly polarized in a circumferential direction with the optical axis as the center in an almost specific annular area, and them illuminates the reticle (R) under an annular illuminating condition after passing through a fly-eye lens (14).

    An illumination optical apparatus for illuminating a pattern on a mask with illumination light through a pupil plane of the illumination optical apparatus, the illumination optical apparatus comprising:an optical integrator arranged in an optical path of the illumination light;a plurality of birefringent members arranged in the optical path on an incidence side of the optical integrator to change a polarization state of the illumination light;and an optical member arranged in the optical path between the plurality of birefringent members and the optical integrator and being configured to change a light quantity distribution of the illumination light on the pupil plane, in which a light quantity of a first region is larger than that of a second region, the first region being away from an optical axis of the illumination optical apparatus, the second region including the optical axis, wherein the plurality of birefringent members are configured such that, when the illumination light enters the plurality of birefringent members in a substantially single polarization state, a polarization direction of the illumination light in the first region on the pupil plane is substantially coincident with a circumferential direction about the optical axis so as to illuminate the pattern with the illumination light in a polarization state in which a principal component is S-polarized light.

    The illumination optical apparatus according to Claim 1, wherein the plurality of birefringent members includes:a first birefringent member;and a second birefringent member arranged in the optical path between the first birefringent member and the optical member.

    The illumination optical apparatus according to Claim 2, wherein the illumination optical apparatus is configured such that the illumination light from the first birefringent member enters the second birefringent member via no optical element.

    The illumination optical apparatus according to Claim 2 or 3, wherein at least one of the first and second birefringent members is removable from the optical path.

    The illumination optical apparatus according to any one of Claims 2 to 4, wherein at least one of the first and second birefringent members is replaceable.

    The illumination optical apparatus according to any one of Claims 1 to 5, wherein the illumination optical apparatus is configured such that the illumination light from the plurality of birefringent members enters the optical member via no optical element.

    The illumination optical apparatus according to any one of Claims 1 to 6, wherein the plurality of birefringent members are removable from the optical path.

    The illumination optical apparatus according to any one of Claims 1 to 7, wherein the plurality of birefringent members are replaceable.

    The illumination optical apparatus according to any one of Claims 1 to 8, wherein the first region on the pupil plane is substantially an annular region about the optical axis.

    The illumination optical apparatus according to any one of Claims 1 to 8, wherein the first region on the pupil plane comprises a plurality of substantially discrete regions within an annular region about the optical axis.

    The illumination optical apparatus according to Claim 10, wherein the plurality of substantially discrete regions on the pupil plane comprises at least a pair of regions arranged symmetrically with respect to the optical axis.

    The illumination optical apparatus according to any one of Claims 1 to 11, wherein the optical member is configured to change a distance between the first region and the optical axis on the pupil plane.

    The illumination optical apparatus according to any one of Claims 9 to 11, wherein the optical member is configured to change a radius of the annular region on the pupil plane.

    The illumination optical apparatus according to any one of Claims 1 to 13, further comprising a polarization controlling member arranged in the optical path on an incidence side of the plurality of birefringent members, and configured to change a polarization state of the illumination light from a first polarization state including a substantially single polarization state as a principal component into a second polarization state including a substantially single polarization state as a principal component different from the first polarization state.

    The illumination optical apparatus according to Claim 14, wherein the polarization controlling member is configured such that the second polarization state includes a substantially single linearly polarization state as the principal component.

    The illumination optical apparatus according to Claim 14 or 15, wherein the principal component of the first polarization state consists primarily of linearly polarized light, circularly polarized light or elliptically polarized light.

    The illumination optical apparatus according to any one of Claims 14 to 16, wherein the polarization controlling member comprises at least one of a half wavelength plate and a quarter wavelength plate.

    The illumination optical apparatus according to any one of Claims 1 to 17, wherein the optical integrator is arranged such that an exit surface of the optical integrator is substantially coincident with an optical Fourier transform plane with respect to a plane on which the pattern is arranged.

    The illumination optical apparatus according to any one of Claims 1 to 17, wherein the optical integrator is arranged such that an exit surface of the optical integrator is substantially coincident with the pupil plane.

    An exposure apparatus for exposing a substrate with light from a pattern on a mask, the exposure apparatus comprising:a stage for holding the substrate, an illumination optical apparatus as defined in any one of Claims 1 to 19 for illuminating the pattern with light;and a projection optical system for projecting an image of the pattern illuminated with the light onto the substrate held by the stage.

    An exposure method for exposing a substrate with light from a pattern on a mask, the exposure method comprising:holding the substrate by a stage;illuminating the pattern with light by using an illumination optical apparatus as defined in any one of Claims 1 to 19;and projecting an image of the pattern illuminated with the light onto the substrate held by the stage.

    A device manufacturing method, comprising:transferring a pattern to a substrate by using the exposure apparatus as defined in claims 20 or 21;and developing the substrate to which the pattern is transferred.
