METHOD OF FORMING A FREE-STANDING (Al,Ga,In)N ARTICLE

Abstract

A method of forming a free-standing (Al, Ga, In)N article, by the steps including: initiating growth of (Al,Ga,In)N material over a sacrificial template; partially parting said initially grown (Al,Ga,In)N material from said sacrificial template; continuing growth of said (Al,Ga,In)N material over said sacrificial template; following completion of said (Al,Ga,In)N material growth, completing removal of said (Al,Ga,In)N material from said sacrificial template to yield free-standing (Al,Ga,In)N material. The free-standing (Al, Ga, In)N article produced by such method is of superior morphological character, and suitable for use as a substrate, e.g., for fabrication of microelectronic and/or optoelectronic devices and device precursor structures.

    A method of forming a free-standing (Al,Ga,In)N article by steps comprising:initiating growth of (Al,Ga,In)N material over a sacrificial template;partially parting said initially grown (Al,Ga,In)N material from said sacrificial template;continuing growth of said (Al,Ga,In)N material over said sacrificial template;following completion of said (Al,Ga,In)N material growth, completing removal of said (Al,Ga,In)N material from said sacrificial template to yield free-standing (Al,Ga,In)N material.

    The method of any one of claims 3 or 4, wherein the growth reactor comprises a pedestal adapted to support the sacrificial template, and the method further comprises rotating the pedestal during at least one of the partial parting and the removal steps.

    The method of any one of claims 1 to 7, wherein said growth of (Al,Ga,In)N material comprises at least one of hydride vapor phase epitaxy (HVPE), metalorganic vapor phase epitaxy (MOVPE), chemical vapor deposition (CVD), and molecular beam epitaxy (MBE).

    An (Al,Ga,In)N article obtainable by the method of any one of claims 1 to 13.

    A method for producing (Al,Ga,In)N material, the method comprising:growing (Al,Ga,In)N material on a sacrificial template in a growth reactor comprising a material transparent to a laser beam;directing a laser beam into the growth reactor through the transparent material to an interface between the (Al,Ga,In)N material and the sacrificial template, to effect at least partial parting of the (Al,Ga,In)N material from the sacrificial template.
