Method and apparatus for cooling electronic components

Abstract

A cooling assembly comprises a first set of electronic components coupled with a substrate; a spray evaporative cooling cap assembly coupled with the first set of electronic components; a cold plate coupled with the substrate; a second set of electronic components thermally coupled with the cold plate; cooling fluid within the spray evaporative cooling cap assembly and the cold plate, the spray evaporative cooling cap assembly configured to direct the cooling fluid against a surface of the first set of electronic components; and a fluid conditioning unit associated with the spray evaporative cooling cap assembly.

    The cooling assembly as recited in claims 1 or 2, wherein the fluid is charged with an inert, non-corrosive gas.

    The cooling assembly as recited in any of claims 1 to 3, wherein the gas is Nitrogen.

    The cooling assembly as recited in any of claims 1 to 4, wherein the cooling plate pre-heats the fluid for the spray evaporative cooling cap assembly with heat from the second set of electronic components.

    The cooling assembly as recited in any of claims 1 to 5, wherein the cooling plate includes internal passages therein, where the fluid flows from the internal passages to the spray evaporative cooling cap assembly.

    The cooling assembly as recited in any of claims 1 to 6, wherein the spray evaporative cooling cap assembly includes a compliant interconnect assembly, the compliant interconnect assembly compressing at least one of the plurality of electronic components against the substrate.

    A method of cooling an electronics enclosure having a plurality of electronics components, comprising:flowing a liquid through channels of a cold plate coupled with a substrate and convectively cooling a first set of electronic components thermally coupled with the cold plate;directing the liquid from the cold plate against a second set of electronics components such that a portion of the heated liquid vaporizes;drawing the vapor and the heated liquid away from the second set of electronic components;and condensing the vapor back into liquid.

    The method according to any of claims 8 to 12, further comprising separating the vapor from the liquid prior to condensing the vapor into liquid.

    The method according to any of claims 8 to 13, wherein directing the liquid from the cold plate against a second set of electronics components includes directing the liquid into a spray evaporative cooling assembly thermally coupled to the second set of electronic components.
