    A NAND architecture non-volatile memory device (101), comprising:a NAND memory array (104;200) having a plurality of non-volatile memory cells (208) arranged in a plurality of NAND strings (206);and circuitry (116) for control and/or access of the plurality of non-volatile memory cells of the NAND memory array;wherein the NAND architecture non-volatile memory device (101) is adapted to sense a threshold voltage of a selected memory cell (208) of a NAND memory cell string (206) of the NAND memory array (104;200) by, coupling the NAND string (206) to a bit line (204) and a source line (216), applying an elevated source voltage, Vsource, greater than or equal to a supply voltage Vcc, to the source line (216), applying a pass voltage, Vpass, to one or more word lines (202) coupled to control gates (236) on one or more unselected memory cells (208) of the NAND string (206), and applying a read gate voltage, Vg, to a word line (202) coupled to a control gate (236) of the selected memory cell (208);and wherein the NAND architecture non-volatile memory device (101) is adapted to sample the threshold voltage expressed on the bit line (204) with a sample and hold circuit (118) coupled to the bit line (204), the memory device being characterised by the sample and hold circuit (118) comprising an amplifier (708) coupled to an I/O bus (702) through a first switch (722) and a bit line program inhibit circuit (710) through a second switch (720);a first capacitor (706), configured to sample the threshold voltage, coupled to a first input of the amplifier and to the bit line (204) through a third switch (716);a second capacitor (704), configured to store a target analog voltage, coupled to a second input of the amplifier through a fourth switch (714) and to the I/O bus (702) through a fifth switch (712);and a sixth switch (718) coupled in parallel with the amplifier (708);wherein the amplifier (708) is configured to output a comparison of the target analog voltage with the threshold voltage to the bit line program inhibit circuit (710) when the sixth switch (718) is open and the second switch (720) is closed and the amplifier (708) is further configured to act as a unity gain amplifier to output the threshold voltage to the I/O bus (702) when both the sixth switch (718) and the first switch (722) are closed.

    The NAND architecture non-volatile memory device of any of claims 1-8, wherein the memory device (101) is coupled to a read/write channel (305) which is coupled to a controller (310) for communicating with an external device, and wherein the read/write channel (305) is adapted to convert analog data signals received from the memory device (101) to digital data signals for transmission to the controller (310), and to convert digital data signals received from the controller (310) to analog data signals for transmission to the memory device (101).

    A method of sensing a threshold voltage from a selected memory cell (208) of a NAND memory cell string (206) of a non-volatile memory device (101), comprising:coupling the NAND memory cell string (206) to a bit line (204) and a source line (216);applying an elevated source voltage, Vsource, greater than or equal to a supply voltage Vcc, to the source line (216);applying a pass voltage, Vpass, to one or more word lines (202) coupled to control gates (236) on one or more unselected memory cells of the NAND memory cell string, and applying a read gate voltage, Vg, to a word line (202) coupled to a control gate (236) of the selected memory cell (208) of the NAND memory cell string (206);and reading a voltage level indicative of the threshold voltage of the selected memory cell (208) from the bit line (204);characterised by sampling the voltage level indicative of the threshold voltage through a sample and hold circuit (118) comprising an amplifier (708) coupled to an I/O bus (702) through a first switch (722) and a bit line program inhibit circuit (710) through a second switch (720), a first capacitor (706), configured to sample a bit line voltage, coupled to a first input of the amplifier (708) and to the bit line (204) through a third switch (716), a second capacitor (704), configured to store a target analog voltage, coupled to a second input of the amplifier (708) through a fourth switch (714) and to the I/O bus (702) through a fifth switch (712), a sixth switch (718) coupled in parallel with the amplifier (708), the sample and hold circuit (118) operating by: outputting a comparison of the target analog voltage with the voltage level to the bit line program inhibit circuit (710) when the sixth switch (718) is open and the second switch (720) is closed;and outputting a buffered voltage level to the I/O bus (702) from the amplifier (708) acting as a unity gain amplifier when both the sixth switch (718) and the first switch (722) are closed.
