    A process comprising (a) providing a photoreactive composition, said photoreactive composition comprising (1) at least one reactive species that is capable of undergoing an acid- or radical-initiated chemical reaction, and (2) at least one multiphoton photoinitiator system;and (b) imagewise exposing at least a portion of said composition to light sufficient to cause simultaneous absorption of at least two photons, thereby inducing at least one acid- or radical-initiated chemical reaction where said composition is exposed to the light, said imagewise exposing being carried out by defining an array of three-dimensional light extraction structures by scanning at least the perimeter of a planar slice of each of a desired three-dimensional structure and then scanning a plurality of planar slices to complete the structure, each said light extraction structure having at least one shape factor selected from height, length, width, and geometric configuration wherein at least one light extraction structure has a geometric configuration that is both truncated and symmetrical, and said array of light extraction structures having a distribution that is uniform or non-uniform;wherein said imagewise exposing is further carried out such that (i) at least one said shape factor of at least one said light extraction structure is different from the corresponding shape factor of at least one other said light extraction structure;and (ii) at least a majority of said light extraction structures has a height of less than 300 microns, a length or width of less than 500 microns, and an average surface roughness of less than half the wavelength of light for which the structure is designed, wherein "light extraction structure" means a microstructure having a length, width, and height of at least about one micrometer, that is capable of directing or distributing light.

    The process of Claim 1, wherein said process further comprises developing said composition by removing the resulting exposed portion, or the resulting non-exposed portion, of said composition, and/or wherein, after imagewise exposing at least a portion of said composition, said process further comprises nonimagewise exposing at least a portion of said composition to light sufficient to effect reaction of at least a portion of any remaining unreacted photoreactive composition.

    The process of Claim 1, wherein said distribution is non-uniform, and/or wherein at least one said shape factor varies across said array.

    The process of Claim 1, wherein the areal density of said array of light extraction structures varies across said array and/or at least one shape factor varies across said array.

    The process of Claim 1, wherein said array has a fill factor in the range of 5 to 75 percent, and/or wherein at least two said light extraction structures have non-parallel principal axes.

    The process of Claim 1, wherein said reactive species is a curable species, and/or wherein said multiphoton photoinitiator system comprises photochemically effective amounts of (a) at least one multiphoton photosensitizer that is capable of simultaneously absorbing at least two photons;(b) optionally, at least one electron donor compound different from said multiphoton photosensitizer and capable of donating an electron to an electronic excited state of said photosensitizer;and (c) at least one photoinitiator that is capable of being photosensitized by accepting an electron from an electronic excited state of said photosensitizer, resulting in the formation of at least one free radical and/or acid.

    The process of Claim 1, wherein said process comprises providing said photoreactive composition on a substrate and locating the interface between said composition and said substrate;wherein said imagewise exposing is carried out by scanning at least the perimeter of a plurality of planar slices of a desired three-dimensional light extraction structure, while varying slice thickness so as to achieve a light extraction structure surface roughness of less than the slice thickness;and/or wherein said process comprises a nonimagewise exposure that is carried out using a one-photon process.

    The process of Claim 1, wherein said array comprises a masterform, and said masterform is used to fabricate a tool for replication.
