Method of growing gallium nitride crystal

Abstract

A method of growing a gallium nitride crystal according to the present invention includes: a step of partially forming, on a ground substrate (U), a mask (M) inhibiting epitaxial growth of the crystal; and a step of epitaxially growing the crystal by vapor phase deposition on the ground substrate (U) on which the mask (M) is formed, wherein in the step of epitaxially growing the crystal, the crystal is grown under a first growth condition wherein a growth rate Vj expressed in µm/h unit and a growth temperature T expressed in absolute temperature are expressed by (a1 / T + b1) <Vj < (a2 / T + b2) using coefficients a1 = -4.39 × 105, b1 = 3.87 × 102, a2 = -7.36 × 105, and b2 =7.37 × 102. In this manner, the dislocation density in the crystal is reduced.

    A method of growing a gallium nitride crystal, comprising:a step of partially forming, on a ground substrate (U), a mask (M) inhibiting epitaxial growth of a gallium nitride crystal to provide a cover portion covered by said mask (M) and an expose portion not covered by said mask (M);and a step of epitaxially growing said crystal by vapor phase deposition on said ground substrate (U) on which said mask (M) is formed, wherein in said step of epitaxially growing said crystal, said crystal is grown under a first growth condition wherein a growth rate Vj expressed in µm/h unit and a growth temperature T expressed in absolute temperature are expressed by a 1 / T + b 1 < Vj < ( a 2 / T + b 2 ) using coefficients a 1 = -4.39 × 10 5 , b 1 = 3.87 × 10 2 , a 2 = -7.36 × 10 5 , and b 2 =7.37 × 10 2 , whereby said crystal is grown over said expose portion, a plurality of facets (F) of which end is periphery of said mask (M) are formed at said crystal over said expose portion, said crystal is grown with said facets (F) being maintained, a first crystal region is grown over said facets (F),opposite to each other with said mask (M) being interposed, so as to be integrated above said mask (M) and formed to cover said mask (M), and c-axis direction of said first crystal region is reversed relative to a second crystal region grown over said expose portion.

    The method of growing a gallium nitride crystal according to one of claims 1-7, further comprising after the step of providing said cover portion and said expose portion to said ground substrate (U) and before said step of epitaxially growing said crystal, a step of providing a buffer layer of 30 nm-200 nm thickness over said expose portion at low temperature of 400°C - 600°C.

    The method of growing a gallium nitride crystal according to one of claims 1-7, wherein said ground substrate (U) is one of a sapphire single crystal substrate, a Si single crystal substrate, a SiC single crystal substrate, a GaN single crystal substrate, a GaAs single crystal substrate, and a sapphire single crystal substrate having a GaN thin film formed on its surface.

    The method of growing a gallium nitride crystal according to one of claims 1-7, wherein said step of epitaxially growing said crystal is performed by Hydride vapor phase epitaxy method.
