    Claims of equivalent WO 2004070818 A1 CLAIMS 1. Subtractive method of manufacturing a metal interconnects structure on a substrate (11), comprising the steps of:- depositing (21) a dielectric layer (12) above the substrate (11);- depositing (23) a stop layer (13) above the dielectric layer, which exhibits a lower etch rate compared to the dielectric layer;- depositing (29) a metal layer (15') above the stop layer;- depositing a first resist layer (16) above the metal layer;- patterning (30) the first resist layer according to a first desired pattern;and, - etching (31) the metal layer through the patterned first resist layer, while stopping on the stop layer.

    The method of Claim 1, further comprising, before metal deposition (29), the steps of:- depositing a second resist layer (14) above the stop layer;- patterning (24) the resist layer according to a second desired pattern;- etching (25) the stop layer through the patterned second resist layer;15 and, - etching (26) the dielectric layer for forming contact or via holes.

    The method of Claim 2, wherein etching of the dielectric layer is performed through the patterned second resist layer and the patterned stop layer.

    The method of Claim 2, wherein etching of the dielectric layer is performed, after removal of the remaining second resist layer, by using the patterned stop layer as a hard mask.

    The method of any one of Claims 2 to 4, further comprising, still before metal deposition (29), the steps of:- filling the contacts holes with metal for forming contacts (15);and, - planarizing the contacts by etch back or chemical-mechanical polishing and using the patterned stop layer as a stop layer.

    The method of any one of Claims 1 through 5, wherein the stop layer material is selected from the group comprising SiC, SiCN, SiBC, SiBCN, and combinations thereof.

    Metal interconnect structure comprising:- a substrate (11);- a dielectric layer (12) lying above the substrate;- a stop layer (13) for metal etching, lying above the dielectric layer which exhibits a lower etch rate compared to the dielectric layer;- a metal layer (15') lying above the stop layer;said metal layer being patterned according to a first desired pattern.

    The metal interconnect structure of Claim 7, wherein said dielectric layer and said stop layer are both patterned according to a second desired pattern.

    The metal interconnect structure of any one of Claims 7 and 8, obtained by the method of any one of Claims 1 through 6.

    The metal interconnect structure of any one of Claims 7 through 9, wherein the metal layer material is at least one metal selected from the group comprising Al, W, Cu, Ti, TiN, Ta, TaN and combinations thereof.

    The metal interconnect structure of any one of Claims 8 through 10, wherein the patterned dielectric layer and the patterned stop layer define contacts holes (15) filled with metal.

    The metal interconnect structure of Claim 11, wherein the metal filling the contacts holes (15) is at least one metal selected from the group comprising Al, W, Cu, Ti, TiN, Ta, TaN and combinations thereof.

    The metal interconnect structure of anyone of the Claims 7 through 12, wherein the stop layer material is selected from the group comprising SiC, SiCN, SiBC, SiBCN, and combinations thereof.

    Semiconductor device comprising an interconnect structure according to any one of Claims 7 through 13.

    Integrated circuit chip comprising an interconnect structure accordmg to any one of Claims 7 through 13.

    Electronic apparatus comprising an intercomiect structure according to any one of Claims 7 through 13, a semiconductor device according to Claim 14, or an integrated circuit chip according to Claim 15.
