Semiconductor integrated circuit with protection against electrostatic discharge

Abstract

A semiconductor IC device includes an electrostatic protective circuit connected to an internal circuit connected between two pads (P1,P2). The internal circuit includes a matching circuit (3) for adjusting the impedance between the two pads. The matching circuit includes n (n is a positive number of 2 or more) resistance elements (R11-R14) connected in parallel between the two pads; nxm (m is a positive number of 2 or more) transistors (M11-M18), each m transistors (M11,M12), (M13,M14), (M15,M16), (M17,M18) connected in parallel being connected in series to the n resistance elements (R11-R14), respectively; and an adjustor (31) for selectively allowing the transistors to perform an ON-operation. The resistance of each resistance element is set to a larger value than the impedance to be adjusted. Accordingly, a surge-current control effect is enhanced and breakdown of the transistors can be prevented.

    A semiconductor IC device in which an electrostatic protective circuit (2) is connected to an internal circuit (1) connected between two pads (P1,P2) including a power-supply pad and a signal input/output pad, the internal circuit comprising a matching circuit (3) for adjusting the impedance between the two pads,     characterized in that ,    said matching circuit (3) comprises:n (n is a positive number of 2 or more) resistance elements (R11,R12,R13,R14) connected in parallel between the two pads, the resistance of each of the resistance elements being set to a larger value than a required impedance between the two pads;nxm (m is a positive number of 2 or more) transistors (M11,M12,M13,M14,M15,M16,M17,M18), each m transistors connected in parallel being connected in series to the n resistance elements, respectively;and an adjustor (31) for selectively allowing the transistors to perform an ON-operation.

    A semiconductor IC device according to Claim 1, characterized in that the adjustor (31) selectively allows at least one of the nxm transistors (M11-M18) to perform an ON-operation according to the impedance between the two pads.

    A semiconductor IC device according to Claim 1, characterized in that the transistors (M11-M18) comprise MOS transistors and the sources and drains thereof are connected in series to the resistance elements, respectively.

    A semiconductor IC device according to Claim 3, characterized in that the nxm MOS transistors (M11-M18) are laid out in the same diffusion-layer region.

    A semiconductor IC device according to Claim 3, characterized in that n groups of transistors composed of each m MOS transistors (M11,M12), (M13,M14), (M15,M16), (M17,M18) connected to the n resistance elements (R11,R12,R13,R14), respectively, are laid out in different diffusion-layer regions (11a,11b,11c,11d) from one another.

    A semiconductor IC device according to Claim 4 or 5, characterized in that the n resistance elements (R11,R12,R13,R14) are set to the same resistance and the m MOS transistors (M11-M18) have the same layout size.

    A semiconductor IC device which adjusts an impedance between pads (P1,P2), said semiconductor IC device comprising:plural sets of resistance elements (R11,R12,R13,R14) and transistors (M11,M12,M13,M14,M15,M16,M17,M18), which are provided between two pads (P1,P2) and each of which has a resistor element and a transistor connected in series, the transistors being selectively turned on, with at least two of the transistors being turned on simultaneously.

    A semiconductor IC device according to Claim 7, characterized in that the resistance element (R11-R14) has a resistance higher than an impedance set between the two pads.

    A semiconductor IC device according to Claim 7, characterized in that said transistors (M11-M18) are connected in parallel.

    A semiconductor IC device according to Claim 7, characterized in that said transistors (M11-M18 ) in the plural sets are laid out in the same diffusion-layer region.

    A semiconductor device according to Claim 7, characterized in that said transistors (M11,M12), (M13,M14), (M15,M16), (M17,M18) in the plural sets are laid out in diffusion-layer region (11a,11b,11c,11d) different from the regions where the transistors in the other sets are laid out.
