OPC based on decomposition into eigen-functions

Abstract

Model OPC is developed based on eigen function decomposition of an aerial image expected to be produced by a mask pattern on a surface of a resist. With the eigen function decomposition method the aerial image intensity distribution around a point (x,y) is accurately described in the model. A scalar approach may be used in the eigen function decomposition model which treats the light wave through the mask as a scalar quantity. A eigen function decomposition alternatively may use a vector approach which utilizes a vector to describe the light wave and the pupil function. A predicted SPIFF (system pseudo intensity function) may be generated from the aerial modelling may be used to verify the mask modelling process by comparing the predicted SPIFF to an experimentally determined SPIFF. The model OPC, once calibrated, may be used to evaluate performance of a mask and refine features of the mask.

    A method for modeling a photolithography process comprising the steps of:receiving parameters indicative of a target pattern and characteristics of an imaging system utilized to image said target pattern;determining an aerial image intensity distribution expected to be produced on a resist by the mask layout using a plurality of eigen functions of an aerial image expected to be produced based on the parameters;and determining a system pseudo intensity function (SPIFF) based on the aerial image.

    A method according to any one of the preceding claims, wherein the step of determining an aerial image utilizes a vector characterization of a light wave.

    A method according to any one of the preceding claims, wherein the step of determining an aerial image utilizes a pupil function indicative of characteristics of the optical imaging system.

    A computer program comprising program code means that, when executed by a computer system, instruct the computer system to effect the method of any one of the preceding claims.

    A device manufacturing method comprising modelling a lithographic process using the method of any one of claims 1 to 12 and carrying out teh modelled lithographic process to manufacture devices.

    A system for modeling a mask layout comprising:an input for receiving parameters indicative of the mask layout and characteristics of an imaging system on which the mask layout is intended to be used;and a processor for carrying instructions to determine an aerial image intensity distribution expected to be produced on a resist by the mask layout using eigen functions of an aerial image expected to be produced based on the parameters, and to convert the aerial image into SPIFF.
