    A vertical high-voltage transistor (20) comprising:a drain region of a first conductivity type comprising a heavily doped substrate (21) of said first conductivity type;a plurality of body regions (26) of a second conductivity type opposite to the first conductivity type: a plurality of parallel drift regions (22) of the first conductivity type, each of the drift regions (22) extending in a first direction from the drain region to one or more of the body regions (26);field plate members (24) that extend in the first direction, each of the field plate members (24) being spaced-apart in a second direction and insulated from the drift regions (22) by a dielectric layer (28);a plurality of source regions (27) of the first conductivity type, each of the source regions (27) adjoining one of the body regions (26);insulated gate members (30) respectively disposed above each body region (26) and each drift region (22) and separated from said body and drift regions by a gate in gate insulating layer (29);thereby defining channel regions, each comprised in an area of a respective body region (26) directly beneath an insulated gate member (30) and extending in the second direction from a respective one of the source regions (27) to one of the drift regions (22), the drift regions (22) each extending from beneath a respective gate insulating layer (29) between two body regions (26) down to the substrate (21), characterized in that the dielectric layers (28) extend vertically from beneath respective body regions (26) down to the substrate (21) along a full vertical length of the drift regions (22) thereby defining T-shaped semiconductor regions, each underlying a respective gate insulating layer (29).
