    A method of forming a sealed via structure, comprising:(a) providing a semiconductor substrate (610) having a first surface and a second surface opposite the first surface;(b) forming an insulating layer (603) on the first surface of the substrate;(c) etching a via hole through the substrate from the second surface to the insulating layer, the via hole having a first perimeter at the first surface;(d) forming an aperture in the insulating layer, and (e) providing a conductive structure (612) for sealing the via structure. characterized in that the insulating layer is an etch stop layer and in that the aperture has a second perimeter within the first perimeter.

    The method of any of claims 1 to 2, wherein (d) comprises forming a plurality of apertures in the insulating etch stop layer, wherein each aperture has a second perimeter within the first perimeter.

    The method of any of claims 1 to 3, wherein the conductive structure comprises a metallization structure comprising a plurality of conductive lines.

    A sealed via structure, comprising:a semiconductor substrate (610) having a first surface and a second surface opposite the first surface;an insulating layer (603) on the first surface of the substrate;a via hole (606) through the substrate from the second surface to the insulating layer, the via hole having a first perimeter at the first surface;an aperture in the insulating layer, and a metallization structure (612) sealing the via structure. characterized in that the insulating layer is an etch stop layer and in that the aperture has a second perimeter within the first perimeter.

    The sealed via structure of any of claims 5 to 6, wherein the insulating etch stop layer is a silicon dioxide layer.

    The sealed via structure of any of claims 5 to 7, wherein the metallization structure comprises a plurality of conductive lines.
