    Claims of equivalent WO 0201628 A2 WHAT IS CLAIMED IS:1. A method of film deposition for integrated circuit fabrication, comprising the step of: (a) forming at least one boride layer on a substrate, wherein the at least one boride layer is formed using a sequential chemisorption process.

    A method of forming a barrier layer structure for use in integrated circuit fabrication, comprising the steps of:(a) providing a substrate having an oxide layer thereon, wherein the oxide layer has apertures formed therein to a top surface of the substrate;and (b) forming at least one boride layer on at least portions of the oxide layer and the substrate surface, wherein the at least one boride layer is formed using a sequential chemisorption process.

    A method of forming a barrier layer structure for use in integrated circuit fabrication, comprising the steps of:(a) providing a substrate having an oxide layer thereon, wherein the oxide layer has apertures formed therein to a top surface of the substrate;(b) forming a first boride layer on at least portions of the oxide layers and the substrate surface, wherein the first boride layer comprises two or more refractory metals;and (c) forming a second boride layer on the first boride layer wherein the second boride layer comprises two or more refractory metals.
