An active In-P based quantum-well device, comprising:a substrate comprising InP;a barrier layer comprising Al, Ga, and As epitaxially formed on said substrate;and a quantum-well structure epitaxially formed on said barrier layer and comprising compositional pairs of materials selected from the group consisting of InGaAsP/lnGaAs, InGaAsP/InGaAsP, InP/InGaAs, and InP/InGaAsP. 10. The quantum-well device of Claim 9, wherein said barrier layer additionally comprises In. 11. The quantum-well device of Claim 10, wherein said barrier layer additionally comprises P. 12. The quantum-well device of Claim 9, wherein said barrier layer additionally comprises P. 13. The quantum-well device of Claim 9, wherein said barrier layer comprises a plurality of barrier sub-layers and further comprising a plurality of buffer sub-layers comprising InP and interleaved with said barrier sub-layers. 14. A method of fabricating a quantum-well device, comprising the steps of: a first step of epitaxially forming on a substrate comprising In and P a barrier layer comprising an Al-containing compound semiconductor;a second step of epitaxially forming on said barrier layer at least one quantum well and surrounding barriers, each comprising InP-based compositions. 15. The method of Claim 14, wherein said first forming step includes laterally patterning said barrier layer. 16. The method of Claim 14, wherein said at least one quantum well and said barriers comprise respective compositions selected from group of pairs consisting of InGaAsP/lnGaAs, InGaAsP/InGaAsP, InP/InGaAs, and InP/InGaAsP. 17. A method of forming a quantum- well device with regions of differing characteristic energy, comprising the steps of: forming on a substrate comprising indium and phosphorus an InP-based quantum- well structure;forming on said quantum-well structure a patterned barrier layer;and thermally treating said quantum-well structure at a temperature of greater than 600°C, whereby an energy-patterned quantum-well structure is formed. 18. The method of Claim 17, wherein said barrier layer comprises Al. 19. The method of Claim 18, wherein said barrier layer additionally comprises Ga and In. 20. The method of Claim 17, wherein said thermally treating step includes depositing additional layers on said quantum-well structure. A quantum well device comprising: a substrate comprising indium and phosphorous;an InP-based quantum-well structure epitaxially formed on said substrate;and means for preventing a blue shift in the quantum-well electronic states due to the diffusion of species from the substrate into the quantum-well structure, said means comprising at least one barrier layer comprising aluminum, indium, and arsenic epitaxially formed on said substrate in cooperation with said quantum-well structure.

    The device of Claim 1, wherein said barrier layer additionally comprises gallium.

    The device of Claim 2, wherein said barrier layer is formed between said substrate and said quantum-well structure.

    The device of Claim 3, further comprising a buffer layer disposed between said substrate and said quantum-well structure and comprising indium and phosphorous.

    The device of Claim 1, wherein said barrier layer has a thickness of at least lOOnm.

    A quantum-well device comprising:a substrate comprising indium and phosphorous;an InP-based quantum-well structure epitaxially formed on said substrate;a buffer layer disposed between said substrate and said quantum-well structure and comprising indium and phosphorous;and at least one barrier layer comprising aluminum, indium, and arsenic epitaxially formed on said substrate in cooperation with said quantum-well layer, where both said barrier layer and said buffer layer comprise respective pluralities of sub-layers interleaved with each other.

    The device of Claim 2, wherein said barrier layer is formed over said quantum-well structure.

    The device of Claim 1, wherein said quantum-well structure is formed into a waveguide structure extending along a surface of said substrate.

    The device of Claim 1, wherein said barrier layer s laterally patterned to provide multiple regions of quantum-well structure having differing characteristic optical wavelengths.

    An InP based quantum well device comprising:a substrate comprising InP;a quantum-well structure comprising compositional pairs of materials selected from the group consisting of InGaAsP/lnGaAs, InGaAsP/InGaAsP, InP/InGaAs, and InP/InGaAsP;and means for preventing a blue shift in the quantum well electronic states due to the diffusion of species from the substrate into the quantum-well structure, said means comprising a barrier layer comprising Al, Ga, In, and As epitaxially formed on said substrate, said quantum-well structure being epitaxially formed on said barrier layer.

    The quantum-well device of Claim 10, wherein said barrier layer additionally comprises P -16- AMENDEO SHEET (ARTICLE 19) 12. An InP based quantum well device comprising:a substrate comprising InP;a barrier layer comprising Al, Ga, In, and As epitaxially formed on said substrate;and a quantum-well structure epitaxially formed on said barrier layer and comprising compositional pairs of materials selected from the group consisting of InGaAsP/lnGaAs, InGaAsP/InGaAsP, InP/InGaAs, and InP/InGaAsP, wherein said barrier layer comprises a plurality of barrier sub-layers and further comprises a plurality of buffer sublayers comprising InP and interleaved with said barrier sublayers .
