Probe card and method of forming the same

Abstract

A probe card comprises the following elements. An insulation film is provided which is flexible and extends on a first surface of a substrate. The insulation film has a first surface in contact with the first surface of the substrate, to form a space region which is defined between the first surface of the substrate and the first surface of the insulation film so as to allow part of the insulation film to move into the space. Probe patterns extend on a second surface of the insulation film.

    A probe card comprising:a substrate (11);a flexible insulating member (14) provided on said substrate (11);and probe patterns (15) provided on said insulating member (14);characterized in that said insulating member (14) and said substrate are shaped to define a space between said substrate (11) and said insulating member (14) into which part of said insulation member (14) is moveable.

    The probe card as claimed in any of Claims 2 to 4, characterized in that said insulating member (14) has a side edge portion which is positioned in the vicinity of a center of said concave portion (12) of said substrate (11) so that said side edge portion of said insulating member (14) has a large movable stroke.

    The probe card as claimed in any of Claims 5 to 8, characterized in that said probe patterns (15) have top portions positioned in the vicinity of said side edge portion of said insulating member (14).

    The probe card as claimed in any of Claims 2 to 4, characterized in that said insulating member (14) extends over said concave portion (12) and said opposite side regions so that a center portion of said insulating member (14) has a large movable stroke.

    The probe card as claimed in any of Claims 5 to 17, further comprising conductive films selectively provided on said probe patterns (15) to increase an elastic force of laminations of said insulating member (14), said probe patterns (15) and said conductive films.

    The probe card as claimed in any of Claims 5 to 8, further comprising a plurality of slits formed in said insulating member (14) at opposite sides of each of said probe patterns (15) and extending in a longitudinal direction of said probe patterns (15) so that each of said probe patterns (15) laminated on said insulating member (14) is independently movable from an adjacent one of said probe patterns (15).

    The probe card as claimed in any of Claims 6 to 8 and 10, further comprising an additional insulating member (14) provided to cover said probe patterns (15) to increase an elastic force of laminations of said insulating member (14), said probe patterns (15) and said additional insulating member (14).

    A method of forming a probe card comprising the steps of:forming grooves in a substrate (11) to define islands of said substrate (11) separated from each other by said grooves;filing said grooves with a filling material;levelling an upper surface of said filling material the level of top surfaces of said islands of said substrate (11);applying a photo-sensitive resin layer on said levelled upper surfaces of said filling material and said islands of said substrate (11);patterning said photo-sensitive resin film by photo-lithography to form insulating members (14) extending over said islands and said filling material but only on peripheral regions of said islands;forming conductive probe patterns (15) on said insulating members (14) by a lift-off method;and removing said filling material.

    A method of forming a probe card comprising the step of adhering insulating members (14), on which conductive probe patterns (15) having been formed, onto islands defined by grooves having been formed in a substrate (11), characterized in that said insulating members (14) extend over said islands and peripheral regions of said islands.
