    A wafer dicing/bonding sheet (10) comprising:a sheet for an expanding process (8), said sheet comprising a soft film (1) and, formed thereon, a pressure sensitive adhesive layer (2), and a polyimide bonding sheet (7) comprising a processing film for a polyimide type resin (3) made of a polyethylene naphthalate resin and, formed thereon, a polyimide adhesive layer (4).

    A wafer dicing/bonding sheet as claimed in any one of the preceding claims, wherein said pressure sensitive adhesive layer is adapted to be supportable by a wafer dicing ring frame and said pressure sensitive adhesive layer has a surface area which is greater than the surface area of the processing film for a polyimide type resin layer.

    A process for producing a semiconductor device, which comprises the steps of:thermocompression bonding a semiconductor wafer (6) to a polyimide adhesive layer (4) of a wafer dicing/bonding sheet (10) which is composed of a sheet for an expanding process (8), said sheet comprising a soft film (1) and, formed thereon, a pressure sensitive adhesive layer (2), and a polyimide bonding sheet (7) comprising a processing film for a polyimide type resin (3) and, formed thereon, a polyimide adhesive layer (4);dicing said semiconductor wafer into IC chips;expanding the wafer dicing/bonding sheet so as to enlarge IC chip spacings;peeling from said processing film for a polyimide type resin (3) the IC chips having the polyimide adhesive layer (4) adhered thereto on their backs;and placing the IC chips on a lead frame in a manner such that the polyimide adhesive layer (4) is interposed between the IC chips and the lead frame to thereby bond the IC chips to the lead frame.

    A process for producing a semiconductor device, which comprises the steps of:thermocompression bonding a semiconductor wafer (6) to a polyimide adhesive layer (4) of a polyimide bonding sheet (7) which comprises a processing film for a polyimide type resin (3) and, formed thereon, the polyimide adhesive layer (4);attaching a sheet for an expanding process (8) comprising a soft film (1) and, formed thereon, a pressure sensitive adhesive layer (2) to the polyimide bonding sheet (7) in a manner such that said pressure sensitive adhesive layer (2) contacts an exposed surface of said processing film for a polyimide type resin (3) of the polyimide bonding sheet (7);dicing said semiconductor wafer into IC chips;expanding the sheet for the expanding process (8) so as to enlarge IC chip spacings;peeling from said processing film for polyimide type resin (3) the IC chips having the polyimide adhesive layer (4) adhered thereto on their backs;and placing the IC chips on a lead frame in a manner such that the polyimide adhesive layer (4) is interposed between the IC chips and the lead frame to thereby bond the IC chips to the lead frame.

    A process as claimed in any one of claims 5 to 7, wherein said processing film for polyimide type resin has a surface tension of less than 40 dyn/cm.

    A process as claimed in any one of claims 5 to 8, wherein said processing film for polyimide type resin is made from a polyethylene naphthalate resin.

    A process as claimed in any one of claims 5 to 9, wherein said pressure sensitive adhesive layer has a surface area which is supportable by a wafer dicing ring frame and said polyimide adhesive layer has an outside diameter which is smaller than an inside diameter of said wafer dicing ring frame.
