Semiconductor probe card device with a ball-bump

Abstract

The present invention provides a semiconductor device comprising at least one ball-bump, characterized by a semiconductor substrate (1) formed with at least one recessed portion (16), and an electrically conductive layer (4) covering at least a surface of the recessed portion (16) therewith the ball-bump (5) being formed on the electrically conductive layer (4) within the recessed portion (16). The semiconductor device can act as a probe card by additionally having a tester device (2) formed in the semiconductor substrate (1) and provided with a function of testing electrical performances of a semiconductor device. Since the recessed portion (16) can be formed by lithography technique, it is possible to locate the ball-bumps (5) in place with higher accuracy than a conventional semiconductor device.

    A semiconductor device comprising at least one ball-bump, characterized by:a semiconductor substrate (1) formed thereon with at least one recessed portion (16);and    an electrically conductive layer (4) covering at least a surface of the recessed portion (16) therewith, the ball-bump (5) being formed on the electrically conductive layer (14) within the recessed portion (16).

    The semiconductor device as set forth in any one of claims 1 to 3 further comprising a thin, electrically conductive film (14) formed over the electrically conductive layer (4) within the recessed portion (16), the thin, electrically conductive film (14) being made of one of Ti-Cu, Ni-Au and Cr-Cu-Au.

    The semiconductor device as set forth in any one of claims 1 to 3, wherein the semiconductor substrate (1) is made of silicon and the recessed portion (16) is formed on a surface having Miller indices of (100).

    The semiconductor device as set forth in any one of claims 1 to 3 further comprising a metallic oxide film (12) formed below the electrically conductive layer (14).

    The semiconductor device as set forth in any one of claims 1 to 3, wherein the ball-bump (5) is formed by using soldering material which contains one of Pb-Sn, Sn-Ag, Sn-Zn, An-Sn, Au and In as a principal ingredient.

    A semiconductor device comprising at least one ball-bump, characterized by:a semiconductor substrate (1) formed on one of upper and lower surfaces thereof with at least one recessed portion (16);an electrically conductive layer (4) covering at least a surface of the recessed portion (16) therewith, the ball-bump (5) being formed on the electrically conductive layer (4) within the recessed portion (16);a circuit pattern (4a) formed on the other surface of the semiconductor substrate (1), the circuit pattern (4a) being electrically connected to the electrically conductive layer (4) via through holes (4b) formed in the semiconductor substrate (1);and    a semiconductor chip (8) disposed on the circuit pattern (4a) in electrical connection therewith to constitute a tester device having a function of testing electrical performances of a semiconductor device so that the semiconductor device can act as a probe card.

    A semiconductor device comprising at least one ball-bump, characterized by:a semiconductor substrate (1) formed on one of upper and lower surfaces thereof with at least one recessed portion (16);an electrically conductive layer (4) covering at least a surface of the recessed portion (16) therewith, the ball-bump (5) being formed on the electrically conductive layer (4) within the recessed portion (16);a circuit pattern (4a) formed on the other surface of the semiconductor substrate (1), the circuit pattern (4a) being electrically connected to the electrically conductive layer (4) via through holes (4b) formed in the semiconductor substrate (1);a tester device (2) formed below the other surface of the semiconductor substrate (1), the tester device (2) having a function of testing electrical performances of a semiconductor device so that the semiconductor device can act as a probe card;a light emitting device (6) being designed to emit a light (7) to a semiconductor device which has been found defective by the tester device (2);and    a semiconductor chip (8) disposed on the circuit pattern (4a) in electrical connection therewith, the semiconductor chip (8) being designed to have a function for changing specification of the tester device (2).

    A method of fabricating a semiconductor device having at least one ball-bump, characterized by the steps of:fabricating a tester device (2) for testing electrical performances of a semiconductor device;forming a recessed portion (16) on a surface of a semiconductor substrate (1);covering the semiconductor substrate (1) with a metallic oxide layer (12);forming through holes (19) in the metallic oxide layer (12);forming an electrically conductive layer (4) over the metallic oxide layer (12), the metallic oxide layer (12) having electrical connection with the tester device (2) through the through holes (19);forming a protection layer (18) over the semiconductor substrate (1) except the recessed portion (16);forming a thin, electrically conductive film (14) over the electrically conductive layer (4) within the recessed portion (16);and    forming a ball-bump (5) covering the recessed portion (16).
