    An illumination system for use in a lithographic system, said lithographic system comprising a reticle, the illumination system providing a desired illumination profile at an illumination plane adjacent to the reticle, said illumination system comprising:a source of electromagnetic radiation (10);a deformable mirror (12);actuator means (20, 34, 154, 156), coupled to the deformable mirror (12), for changing the surface contour of the deformable mirror;profile sensing means (16) for determining an intensity profile of radiation emitted from the source (10);controller means (18), associated with the profile sensing means (16) and the actuator means (20, 34), for calculating a surface contour for the deformable mirror and controlling the actuator means;and a first diffusive or diffractive optical element (22, 22'), placed adjacent said illumination plane, whereby radiation from the source (10) is reflected from the deformable mirror (12) and through said first diffusive or diffractive element (22, 22') resulting in improved global and local radiation intensity uniformity.

    The illumination system according to claims 2, 5 and 7 having an object and image plane, wherein said source of electromagnetic radiation (10) comprises a laser source;said actuator means is capable of deforming the surface of the deformable mirror (12) at any one location;said first movable microlens array (22) has a range of motion along two axes in a single plane of less than 20 microns;and said second microlens array (26) is placed sufficiently close to a target plane to obtain illumination within the near field diffraction pattern.
