X-ray absorber for use in X-ray lithography and method for fabrication thereof by sputtering.

Abstract

An X-ray absorber used for X-ray lithography is made of Ta base metal and a small amount of additive element such as Al, Ti, Si or W. By adding such additive elements, the gas pressure in the sputtering chamber can be reduced compared to the pressure for sputtering pure Ta. The stress in the sputtered film is reduced, and the surface of the mask becomes smooth. By adding nitrogen to argon sputtering gas, the stress is further reduced. Sputtering is done using a composite target (5), which is made of Ta, and a plurality of studs (6) made of the additive element. The studs are embedded in holes formed on the surface of the target. By varying the number of the studs, the content of the added element can be varied. The reproducibility of such a sputtering method is very good and easy to control. Ar gas is used for sputtering. If nitrogen is mixed with the Ar, the stress in the sputtered film is further reduced.

    An X-ray absorbing film of material comprising:a base metal composed of tantalum (Ta);and an additive element which includes at least one of aluminium (Al), titanium (Ti), silicon (Si) or molybdenum (Mo).

    An X-ray absorbing film of material comprising:a base material composed of tantalum nitride;and an additive element which includes at least one nitride of Al, Ti, Si or Mo.

    A sputtering method for sputtering a mixture of base material and additive element using a composite target in a sputtering chamber containing a gas, said composite target comprising:a target made from said base material, said target having a plurality of holes formed on the surface of said target and distributed substantially uniformly over the surface of said target;and a plurality of studs made of said additive element, each one of said studs being embedded in respective holes formed on said target.

    A sputtering method according to any one of claims 7, 8 and 9, wherein said gas is a mixture of argon and nitrogen containing from 5 to 40 volume % nitrogen.
