5 claims: 1 independent, 4 dependent

  1. 1
A plasma apparatus comprising;a pair of plasma generation chambers (1, 1) for generating plasma by electron cyclotron resonance excitation utilizing microwaves;a specimen reaction chamber (3) being provided at both sides thereof with said plasma generation chambers (1, 1) opposite to each other and at the facing positions at both side walls thereof with plasma extraction windows (1d, 1d) facing said plasma generation chambers (1, 1);and    a pair of specimen mounts (9, 9) disposed in said specimen chamber (3), oriented reversely to each other, and opposite to said plasma extraction windows (1d, 1d) respectively.
  2. 2
A plasma apparatus as set forth in Claim 1, further comprising a load lock chamber (5) communicating with said specimen chamber (3) through communicating conduits provided at one side wall of said specimen chamber (3) not-opposite to said plasma extraction windows (1d, 1d) thereat and being provided therein with means (6, 6) for containing therein a plurality of specimens (S, S) to be supplied to each of said specimen mounts (9, 9).
  3. 3
A plasma apparatus as set forth in Claim 2, wherein said specimen chamber (3) comprises a first transport means (10) for holding said specimen (S, S) supplied from said load lock chamber (5) and transporting said specimen to each of said specimen mounts (9, 9).
  4. 4
A plasma apparatus as set forth in Claim 1, wherein each of said specimen mounts (9, 9) comprises holding means for fixing said specimen (S, S) by electrostatic attraction, cooling means for cooling said specimen (S, S) by use of cooling water, and heating means for heating said specimen (S, S).
  5. 5
A plasma apparatus as set forth in Claim 3, wherein said load lock chamber (5) comprises a pair of cassettes (6, 6) containing therein said plurality of specimens (S, S) and corresponding to said pair of specimen mounts (9, 9) respectively, a moving means (7, M) for simultaneously moving each of said cassettes (6, 6) at every interval of said contained specimens (S, S), and a second transport means (8) for delivering said specimen (S, S) between each of said cassettes (6, 6) and said first transport means (10).
