Envelope apparatus for localized vacuum processing.

Abstract

@ An envelope apparatus is provided for facilitating the production of a vacuum at a localized region on the surface (30) of an article such as a semiconductor wafer. The vacuum permits vacuum processing in the localized region. The envelope apparatus includes an internal processing zone (32) in which the requisite processing level vacuum is maintained. The envelope apparatus also includes intermediate vacuum zones (34) surrounding the internal processing zone. The internal processing zone and surrounding intermediate vacuum zones are exposed at an external surface so that when the external surface is placed in spaced apart, close coupled opposition to the article being processed a graded vacuum seal is formed. The graded seal extends from the internal processing zone, past the intermediate vacuum zones and out to ambient. The envelope apparatus is held either in a fixed position with respect to the surface of the article or actively tracks the topography of the surface of the article so that the gap between the external surface and the surface of the article lies within an acceptable range. For semiconductor processing applications, it has been found that a graded seal formed by two-stage differential pumping and having a gap in the range of 20 micrometers to 40 micrometers will permit vacuums on the order of 10.5 Torr to be maintained within the interior processing zone of the envelope apparatus.

    Envelope apparatus for facilitating the vacuum processing of a local region on the surface of an article, comprising:envelope means including an internal vacuum processing zone and at least one intermediate vacuum zone surrounding said interior vacuum processing zone;a first vacuum generation means in gas tight communication with said envelope means to produce a vacuum within said internal vacuum processing zone;additional vacuum generation means in gas tight communication, respectively, with each of said at least one intermediate vacuum zones which surround said interior vacuum processing zone;wherein said envelope means including said interior vacuum processing zone and said at least one vacuum zone has an external surface on which said interior vacuum processing zone is exposed adjacent to the first said at least one intermediate vacuum zone, and any further of said at least one intermediate vacuum zones are exposed adjacent each other in succession such that when said external surface is placed in close coupled opposition to said local region on the surface of said article a graded vacuum seal is formed between said external surface and said surface of said article and extends between said interior vacuum processing zone and the ambient environment.

    Envelope apparatus for facilitating vacuum processing in accordance with claim 1 in combination with vacuum processing apparatus, said envelope apparatus being affixed to the exit end of said vacuum processing apparatus.

    Envelope apparatus for facilitating vacuum processing in accordance with claim 2 wherein said envelope means comprises spaced apart conical members which serve to define between the members, said internal vacuum processing zone and said at least one intermediate vacuum zone.

    Envelope apparatus for facilitating vacuum processing in accordance with claim 3 wherein said external surface of said envelope apparatus comprises a truncation of said conical members.

    Envelope apparatus for facilitating vacuum processing in accordance with claim 4 wherein said truncation forms a regular truncation of said conical members.

    Envelope apparatus for facilitating vacuum processing in accordance with claim 2 in combination with means to generate positive air flow, wherein said envelope means further includes an air flow zone, surrounding said at least one intermediate vacuum zones, said air flow zone being in gas tight communication with said means to generate positive air flow, said air flow zone being exposed on said external surface surrounding and adjacent said at least one intermediate vacuum zones to thereby-form an air bearing between said vacuum envelope apparatus and said article being processed.

    Envelope apparatus for facilitating vacuum processing in accordance with claim 6 wherein said air flow zone is exposed on said external surface surrounding the outermost of all said vacuum processing zones.

    Envelope apparatus for facilitating vacuum processing in accordance with claim 2 wherein said envelope means comprises spaced apart rectangular members to define between the members said internal vacuum processing zone and said at least one intermediate vacuum zone.

    Envelope apparatus for facilitating vacuum processing in accordance with claim 2 in combination with conveyor means for moving said article across said interior vacuum processing zone of said envelope means in close coupled opposition thereto.

    Envelope apparatus for facilitating vacuum processing in accordance with claim 9 wherein said conveyor means contains wells therein for receiving said articles so that the surfaces of said articles are coplanar with the surface of said conveyor means.
