    A process for in situ determining thickness changes of a layer (1) of product material in an environment arranged to produce such changes, comprising the steps of:selecting a reference material which exhibits thickness changing characteristics in said environment correlatable to those of the product material in said environment, depositing said reference material on a substrate (15) to form a monitor means that exhibits an optical discontinuity between said reference material and substrate, said reference material forming a layer (19) having an upper boundary on the side opposite to the substrate, positioning said monitor means in said environment with said product material layer (1) so that said layers of reference material and product material undergo thickness changes, and optically monitoring the changes in thickness of said reference material layer (19) and correlating said changes of the reference material layer to the changes in thickness of the product material layer (1), characterized in that the step of optically monitoring comprises directing a beam of radiation to said monitor means and utilising the radiation reflected at said optical discontinuity so as to give rise to interferences with the radiation reflected at the upper boundary of the reference material layer (19), and in that said optical discontinuity is formed by depositing, on the substrate, an intermediate layer (17), whose optical properties differ from those of the reference layer (19) to be deposited on the intermediate layer.

    The process of one of the claims 1 or 2, wherein said environment is an etching environment, particularly a reactive ion etching environment.

    The process of one of the claims 1 to 3, wherein light is directed to said material layer (1) having at least one additional layer of material (3, 5) thereon so as to obtain reflected light therefrom, said light being used to determine the point at which said product layer begins to etch after said additional layer has been etched.

    Apparatus for the in situ determining of thickness changes of a layer of product material (1) in a chamber arranged to produce such changes, comprising monitor means (15, 17, 19) positioned within said chamber, said monitor means including a layer (19) of reference material exhibiting thickness changing properties correlatable to such properties of said product material, and including a substrate (15) arranged so that an optical discontinuity exists between said reference material layer (19) and said substrate (15), said reference material layer having an upper boundary on the side opposite to the substrate, and detector means (59, 61) characterized in that the apparatus comprises a light source (27) for directing a single beam of radiation to said monitor means, in that the detector means (59, 61) are arranged to record the intensity changes of said radiation due to interference between the beams of radiation reflected from said upper boundary of the reference material layer (19) and said discontinuity, and in that said monitor means (15, 17, 19) comprises an intermediate layer (17) positioned between the reference material layer (19) and the substrate (15), said intermediate layer having optical properties differing from those of the reference layer so as to form the optical discontinuity.

    The apparatus of claims 5 or 6, wherein said chamber is a reactive ion etching chamber.
