- 1Zerstäubungskathodenanordnung nach dem Magnetron- Prinzip für die Beschichtung einer kreisringförmi gen Beschichtungsfläche eines kreisscheibenförmigen Substrats (11), mit einem kreisringförmigen Target (16) und je einer zwischen dem Target (16) und dem Substrat (11) angeordneten Außenmaske (17) und Innenmaske (12) mit jeweils einem kreisförmigen Rand für die Abdeckung der außerhalb und innerhalb der zum Substrat (11) konzentrischen Beschichtungs fläche liegenden Substratoberflächen, wobei hinter dem Target (16) ein Magnetsystem (9, 9', ...;10, 10', ...) mit einer Jochplatte (8) für die Erzeu gung des Magnetron-Effekts angeordnet ist, dadurch gekennzeichnet, daß a) die Innenmaske (12) an einem Maskenhalter (22) befestigt ist, der durch das Zentrum (M) des Targets (16) hindurchgeführt ist,b) das Magnetsystem (9, 9', ...;10, 10', 10'', ...) mit der Jochplatte (8) um eine durch das Zentrum des Targets (16) gehende Drehachse (M) drehbar angeordnet ist, und aus mindestens zwei jeweils ein Magnetron bildenden, zu der besagten Drehachse (M) exzentrischen Magnetan ordnung (9, 9', ...;10, 10', ...) besteht, von denen jede einen in sich geschlossenen Tunnel aus magnetischen Feldlinien erzeugt, die aus dem Target (16) austreten und nach dem Durchlaufen bogenförmiger Bahnen wieder in das Target (16) eintreten und wobei jeder Tunnel außerhalb der Drehachse (M) liegt, und daßc) die Exzentrizitäten der mindestens zwei Mag netanordnungen (9, 9', ...;10, 10', 10'', ...) gegenüber der Drehachse (M) so gewählt sind, daß die Summe der auf dem Substrat (11) niedergeschlagenen Ratenbeiträge aller Magne trons innerhalb der kreisringförmigen Be schichtungsfläche (F) über dem Radius mög lichst gleichförmig ist. 1.
