- 1Patentansprüche 1. MOSFET-Steuermultiplizierschaltung, dadurch gekennzeichnet, daß eine MOSFET-Lineareinrichtung (1) zum linearen Variieren des Ausgangsstroms (I) an einen Knoten (A) gemäß einer Eingangsspannung von einer Eingangsspannungsquelle (Vg) und einer symmetrischen Eingangsspannung von zwei Spannungsquellen (Vx und -Vx) vorgesehen ist, wobei die MOSFET-Lineareinrichtung (1) umfaßt:ein erstes Widerstandselement (10), das mit einer der zwei Spannungsquellen (Vx) verbunden ist;einen ersten MOSFET (M1) mit einer Gateelektrode (G1), die mit der Eingangsspannungsquelle (Vg) verbunden ist, einer Drainelektrode (D1), die mit dem ersten Widerstandselement (10) verbunden ist, und einer Sourceelektrode (S1);ein zweites Widerstandselement (20), das mit der anderen der zwei Spannungsquellen (-Vx) und der Sourceelektrode (S1) des ersten MOSFETs (M1) verbunden ist;eine erste Stromquelle (30), die als eine Stromquelle zur Offsetsteuerung fungiert, verbunden mit der einen der zwei Spannungsquellen (Vx) und mit dem Knoten (A);eine zweite Stromquelle (40) für den Stromspiegelschaltkreis, die mit dem Knoten (A) und mit der anderen der zwei Spannungsquellen (-Vx) verbunden ist;und daß ein Impedanzelement (Z) vorgesehen ist, an dem eine Spannung (Vo), auftritt, wobei das Impedanzelement (Z) mit dem Knoten (A) der MOSFET-Lineareinrichtung (1) und Masse verbunden ist.
- 2MOSFET-Muitipiizierschaltung nach Anspruch 1, dadurch gekennzeichnet, daß das erste Widerstandselement (10) ein viertes MOSFET (M4) mit einer Gateelektrode (G4) und Drainelektrode (D4) ist, die miteinander verbunden sind, um mit der einen der zwei Spannungsquellen (Vx) verbunden zu sein, und mit einer Sourceelektrode (S4), die mit der Drainelektrode (D1) des ersten MOSFETs (M1) verbunden ist.
- 3MOSFET-Muitipiizierschaltung nach Anspruch 1, dadurch gekennzeichnet, daß das zweite Widerstandselement (20) ein fünter MOSFET (M5) mit einer Drainelektrode (D5) und einer Gateelektrode (G5) ist, die miteinander verbunden sind, und mit der Sourceelektrode (S1) des ersten MOSFETs (M1) verbunden sind, wobei die Sourceelektrode (S5) des fünften MOSFETs (M5) mit der anderen der zwei Spannungsquellen (-Vx) verbunden ist.
- 4MOSFET-Muitipiizierschaltung nach Anspruch 1, dadurch gekennzeichnet, daß die erste Stromquelle (30) ein drittes MOSFET (M3) mit einer Drainelektrode (D3) ist, die mit der einen der zwei Spannungsquellen (Vx) und dem ersten Widerstandselement (10) verbunden ist, und mit einer Sourceelektrode (S3), die mit dem Knoten (A) verbunden ist und einer Gateelektrode (G3), die zum Anlegen einer Bezugsspannung von einer Bezugsspannungsquelle (Vr) vorgesehen ist.
- 5MOSFET-Muitipiizierschaltung nach Anspruch 1, dadurch gekennzeichnet, daß die zweite Stromquelle (40) ein zweites MOSFET (M2) mit einer Drainelektrode (D2) ist, die mit dem Knoten (A) verbunden ist, und mit einer Sourceelektrode (S2), die mit dem zweiten Widerstandselement (20) und der anderen der zwei Spannttngsquellen (-Vx) verbunden ist
- 6MOSFET-Multiplizierschaitung nach Anspruch 1, dadurch gekennzeichnet, daß die zweite Stromquelle (40) ein zweites MOSFET (M2) ist der mit dem Knoten (A) und mit der anderen der zwei Sparmungsqueilen (-Vx) verbunden ist wobei das zweite Widerstandselemerrt (20) ein fünftes MOSFET (M5) mit einer Drainelektrode (D5) und Gateeiektrode (G5) ist, die miteinander verbunden und mit der Sourceelektrode des ersten MOSFETs AT 398 010 Β (M1) verbunden sind, ferner mit einer Sourceelektrode (S5), die mit der anderen der zwei Spannungsquellen (-Vx) verbunden ist, wobei die Gateelektrode (G5) des fünften MOSFETs (M5) mit der Gateelektrode (G2) des zweiten MOSFETs (M2) und der Sourceelektrode (S1) des ersten MOSFETs (M1) verbunden ist.
- 7MOSFET-Multiplizierschaltung nach Anspruch 1, dadurch gekennzeichnet, daß das zweite Widerstandselement (20) ein fünftes MOSFET (M5) ist und die zweite Stromquelle (40) ein zweites MOSFET (M2) ist;wobei das zweite Widerstandselement (20) der fünfte MOSFET (M5) mit einer Drainelektrode (D5) ist, die mit der Sourceelektrode (S1) des ersten MOSFETs (M1) verbunden ist, und mit einer Sourceelektrode (S5), die mit der anderen der zwei Spannungsquellen (-Vx) verbunden ist, und mit einer Gateelektrode (G5), die mit der Gateelektrode (G2) des zweiten MOSFETs (M2) und mit der Sourceelektrode (S1) des ersten MOSFETs (M1) verbunden ist;und wobei die zweite Stromquelle (40) der zweite MOSFET (M2) ist, der mit dem Knoten (A) verbunden ist, und mit einer Sourceelektrode (S2), die mit der Sourceelektrode (S5) des fünften MOSFETs (M5) und der anderen der zwei Spannungsquellen (-Vx) verbunden ist.
- 8MOSFET-Multiplizierschaltung nach Anspruch 1, dadurch gekennzeichnet, daß ein achter MOSFET (M8) vorgesehen ist, der zwischen den Knoten (A) der MOSFET-Lineareinrlchtung (1) und das Impedanzelement (Z) geschaltet ist und eine Gateelektrode (G8) zum Anlegen eines neuronalen Zustandssignals (NZS) aufweist, um dadurch als ein neuronales Synapsennetz zu fungieren.
- 9MOSFET-Multiplizierschaltung nach Anspruch 1, dadurch gekennzeichnet, daß ein sechster MOSFET (M6), der zwischen die eine der zwei Spannungsquellen (Vx) und die MOSFET-Lineareinrichtung (1) geschaltet ist, um Spannung von der einen der zwei Spannungsquellen (Vx) zu erhalten;und einen siebenten MOSFET (M7), der zwischen die andere der zwei Spannungsquellen (-Vx) und die MOSFET-Lineareinrichtung (1) geschaltet ist, um Spannung von der anderen der zwei Spannungsquellen (-Vx) zu erhalten, wobei jeder der sechsten und siebenten MOSFETs (M6 und M7) weiters Gateelektroden (G6, G7) umfaßt, die miteinander verbunden sind, um ein neuronales Zustandssignal (NZS) zu erhalten, um dadurch als ein neuronales Synapsennetz zu fungieren.
- 10MOSFET-Multiplizierschaltung, dadurch gekennzeichnet, daß sie umfaßt:einen ersten MOSFET (M1) mit einer Sourceelektrode (S1), einer Drainelektrode (D1) und einer Gateelektrode (G1), wobei die Gateelektrode (G1) mit einer Eingangsspannungsquelle (Vg) verbunden ist;einen vierten MOSFET (M4) mit einer Gateelektrode (G4) und einer Drainelektrode (D4), die miteinander verbunden sind, um mit der einen von zwei symmetrischen Spannungsquellen (Vx) verbunden zu sein, und einer Sourceelektrode (S4), die mit der Drainelektrode (D1) des ersten MOSFETs (M1) verbunden ist;einen fünften MOSFET (M5) mit einer Sourceelektrode (S5), einer Gateelektrode (G5) und einer Drainelektrode (D5), wobei die Drainelektrode (D5) und die Gateelektrode (G5) miteinander verbunden sind, um mit der Sourceelektrode (S1) des ersten MOSFETs (M1) verbunden zu sein, welche Sourceelektrode (S1) mit der anderen von zwei symmetrischen Spannungsquellen (-Vx) verbunden ist;einen dritten MOSFET (M3) mit einer Drainelektrode (D3), die mit der Drainelektrode (D4) und Gateelektrode (G4) des vierten MOSFETs (M4) und mit einem von zwei Spannungsquellen (Vx) verbunden ist, und mit einer Sourceelektrode (S3), die mit einem Knoten (A) verbunden ist, und einer Gateelektrode (G3), an die eine Bezugsspannung von einer Bezugsspannungsquelle (Vr) angelegt ist;einen zweiten MOSFET (M2) mit einer Sourceefektrode (S2), einer Gateelektrode (G2) und einer Drainelektrode (D2), wobei die Drainelektrode (D2) mit dem Knoten (A) verbunden ist, und wobei die Sourceelektrode (S2) mit der Sourceelektrode (S5) des fünften MOSFETs (M5) und der anderen von zwei Spannungsqueilen (-Vx) verbunden ist;und ein Impedanzeiement (Z), an dem eine Spannung (Vo) auftritt, wobei das fmpedanzeiement (Z) mit dem Knoten (A) und Masse verbunden ist.
- 11MOSFET-Multiplizierschaltung nach Anspruch 10, dadurch gekennzeichnet, daß ein achtes MOSFET (M8) zwischen den Knoten (A) und das Impedanzelement (Z) geschaltet ist und eine Gateelektrode (G8) zum Anlegen eines neuronalen Zustandssignals (NZS) aufweist, um dadurch als ein neuronales Synapsennetz zu fungieren. - 12MOSFET-Multiplizierschaltung nach Anspruch 10, dadurch gekennzeichnet, daß die verbundenen ersten, zweiten, dritten, vierten und fünften MOSFETs (M1, M2, M3, M4 und M5) eine MOSFETLineareinrichtung (1) definieren und die MOSFET-Multiplizierschaltung weiters einen sechsten MOSFET (M6) einschließt, der zwischen die eine von zwei Spannungsquellen (Vx) und die MOSFET-Lineareinrichtung (1) geschaltet ist, um Spannung von der einen von zwei Spannungsquellen (Vx) zu erhalten;und einen siebenten MOSFET (M7), der zwischen die andere der zwei Spannungsquellen (-Vx) und die MOSFET-Lineareinrichtung (1) geschaltet ist, um Spannung von der anderen der zwei Spannungsquellen (-Vx) zu erhalten, wobei jeder der sechsten und siebenten MOSFETs (M6 und M7) weiters Gateelektroden (G6.G7) umfaßt, die miteinander verbunden sind, um ein neuronales Zustandssignal (NZS) aufzunehmen, um dadurch als ein neuronales Synapsennetz zu fungieren.
- 13MOSFET-Multiplizierschaltung nach Anspruch 12, dadurch gekennzeichnet, daß der sechste MOSFET (M6) mit der einen von zwei Spannungsquellen (Vx) und mit den dritten und vierten MOSFETs (M4 und M3) der MOSFET-Lineareinrichtung (1) verbunden ist, um Spannung von der einen von zwei Spannungsquellen (Vx) zu erhalten;und der siebente MOSFET (M7) mit der anderen von zwei Spannungsquellen (-Vx) und den zweiten und fünften MOSFETs (M2 und M5) der MOSFET-Lineareinrichtung (1) verbunden ist, um Spannung von der anderen von zwei Spannungsquelien (-Vx) zu erhalten, wobei jeder sechste und siebente MOSFET (M6 und M7) weiters Gateelektroden (G6.G7) einschiießt, die miteinander verbunden sind, um ein neuronales Zustandssignal (NZS) zu erhalten und dadurch als ein neuronales Synapsennetz zu fungieren.
- 14MOSFET-Multiplizierschaltung, dadurch gekennzeichnet, daß sie umfaßt:einen ersten MOSFET (M1) mit einer Sourceelektrode (S1), einer Drainelektrode (D1) und einer Gateelektrode (G1), wobei die Gateelektrode (G1) mit einer Spannungsquelle (Vg) verbunden ist: einen vierten MOSFET (M4) mit einer Gateelektrode (G4) und einer Drainelektrode (D4), die miteinander und mit der einen von zwei symmetrischen Spannungsquellen (Vx) verbunden sind, und einer Sourceelektrode (S4), die mit der Drainelektrode (D1) des ersten MOSFET (M1) verbunden ist;einen fünften MOSFET (M5) mit einer Sourceelektrode (S5), einer Gateelektrode (G5) und einer Drainelektrode (D5), wobei die Drainelektrode (D5) und die Gateelektrode (G5) miteinander und mit der Sourceelektrode (S1) des ersten MOSFETs (M1) verbunden sind, wobei die Sourceelektrode (S5) des fünften MOSFETs (M5) mit der anderen von zwei symmetrischen Spannungsquellen (-Vx) verbunden ist;einen dritten MOSFET (M3) mit einer Drainelektrode (D3), die mit der Drainelektrode (D4) und Gateelektrode (G4) des vierten MOSFETs (M4) und mit der einen von zwei Spannungsquellen (Vx) verbunden ist, und mit einer Sourceelektrode (S3), die mit einem Knoten (A) verbunden ist, und einer Gateelektrode (G3), die zum Anlegen einer Bezugsspannung von einer Bezugsspannungsquelle (Vr) verbunden ist;einen zweiten MOSFET (M2) mit einer Sourceelektrode (S2), einer Gateelektrode (G2) und einer Drainelektrode (D2), wobei diese Drainelektrode (D2) mit dem Knoten (A) verbunden ist und wobei die Sourceelektrode (S2) mit der Sourceelektrode (S5) des fünften MOSFETs (M5) und der anderen von zwei Spannungsquellen (-Vx) verbunden ist;ein Impedanzelement (Z), an dem eine Spannung (Vo) auftritt, wobei das Impedanzelement (Z) mit dem Knoten (A) und Masse verbunden ist;und einen achten MOSFET (M8), der zwischen den Knoten (A) und das Impedanzelement (Z) geschaltet ist und eine Gateelektrode (G8) zum Anlegen eines neuronalen Zustandssignals (NZS) aufweist, um dadurch als ein neuronales Synapsennetz zu fungieren.
- 15MOSFET-Multiplizierschaltung, dadurch gekennzeichnet, daß sie umfaßt einen ersten MOSFET (Mt) mit einer Sourceelektrode (S1), einer Drainelektrode (D1) und einer Gateefektrode (G1), wobei die Gateelektrode (Gt) mit einer Spannungsquelie (Vg) verbunden ist einen vierten MOSFET (M4) mit einer Gateefektrode (G4) und einer Draineiektrade (D4), die miteinaider und mit der einen von zwei symmetrischen Spannungsquellen (Vx) verbunden sind und einer Sourceelektrode (S4), die mit der Drainelektrode (D1) des ersten MOSFETs (M1) verbunden ist einen fünften MOSFET (M5) mit einer Sourceelektrode (S5), einer Gateefektrode (G5) und einer Drainelektrode (D5), wobei die Drainelektrode (D5) und die Gateelektrode (G5) miteinander und mit der Sourceelektrode (SI) des ersten MOSFETS (M1) verbunden sind und wobei die Sourceelektrode (S5) AT 398 010 B des fünften MOSFETs (M5) mit der anderen von zwei symmetrischen Spannungsquelien (-Vx) verbunden ist;einen dritten MOSFET (M3) mit einer Drainelektrode (D3), die mit der Drainelektrode (D4) und Gateelektrode (G4) des vierten MOSFETs (M4) und mit der einen von zwei Spannungsquellen (Vx) verbunden ist, und mit einer Sourceelektrode (S3), die mit einem Knoten (A) verbunden ist und einer Gateelektrode (G3), an die eine Bezugsspannung von einer Bezugsspannungsquelle (Vr) angelegt ist;einen zweiten MOSFET (M2) mit einer Sourceeiektrode (S2), einer Gateelektrode (G2) und einer Draineiektrode (D2), wobei die Drainelektrode (D2) mit dem Knoten (A) verbunden ist und wobei die Sourceelektrode (S2) mit der Sourceelektrode (S5) des fünften MOSFETs (M5) und mit der anderen von zwei Spannungsquellen (-Vx) verbunden ist;ein Impedanzelement (Z), an dem eine Spannung (Vo) auftritt, wobei das Impedanzelement (Z) mit dem Knoten (A) und Masse verbunden ist;wobei die verbundenen ersten, zweiten, dritten, vierten und fünften MOSFETs (M1, M2, M3, M4 und M5) eine MOSFET-Lineareinrichtung (1) definieren, ein sechstes MOSFET (M6) zwischen die eine von zwei Spannungsquelien (Vx) und die MOSFET-Lineareinrichtung (1) geschaltet ist, um Spannung von der einen von zwei Spannungsquellen (Vx) aufzunehmen und einen siebenten MOSFET (M7), der zwischen die andere von zwei Spannungsquellen (-Vx) und die MOSFET-Lineareinrichtung (1) geschaltet ist, um Spannung von der anderen von zwei Spannungsquellen (-Vx) aufzunehmen, wobei jeder der sechsten und siebenten MOSFETs (M6 und M7) weiters Gateelektroden (G6.G7) einschiießt, die miteinander verbunden sind, um ein neuronales Zustandssignal (NZS) zu erhalten, um dadurch als ein neuronales Synapsennetz zu fungieren.
- 16MOSFET-Multiplizierschaltung nach Anspruch 15, worin der genannte sechste MOSFET (M6) mit der einen von zwei Spannungsquellen (Vx) und den dritten und vierten MOSFETs (M4 und M3) der MOSFET-Lineareinrichtung (1) verbunden ist, um Spannung von der einen von zwei Spannungsquellen (Vx) zu erhalten;und worin der siebente MOSFET (M7) mit der anderen von zwei Spannungsquellen (-Vx) und den zweiten und fünften MOSFETs (M2 und M5) der MOSFET-Lineareinrichtung (1) verbunden ist, um Spannung von der anderen von zwei Spannungsquellen (-Vx) zu erhalten, wobei jeder der sechsten und siebenten MOSFETS (M6 und M7) weiters Gateelektroden (G6.G7) umfaßt, die miteinander verbunden sind, um ein neuronales Zustandssignal (NZS) zu erhalten, um dadurch als ein neuronales Synapsennetz zu fungieren.

The present invention relates to a MOSFET control multiplying circuit.
The development of VLSI (Largest Scale Integration) technology has created the need to bring integration technology into not only digital systems but also analog systems. For example, digital technology is used for computers and also in a new field where it is possible to achieve either humanization or the use of a neural communication technology network between remote systems or between user connections. Under these circumstances, both in a classical sense of the algorithmic aspect and in a simulated realization aspect, that is, a real connection from the outside, there are limitations in the digital system of the prior art VLSI technique. Problems arise for the multiplication process based on a method using VLSI technology because the width required for the necessary chips is considerably increased and the speed of operation of the system for performing the synchronization operation of the system is limited. In addition, the technology of the analog integrated circuit has difficulty in realizing the VLSI technology because of its limited precision and difficulty in system construction.
Therefore, it is an object of the present invention to solve the above-mentioned problems and to provide a MOSFET control multiplying circuit in which a precise function of operational multiplication is offered, with both VLSI technology - which has the advantage of reaching the digital system is - as well as a new analog integrated circuit is used.
Furthermore, it is an object of the present invention to provide an analog-digital hybrid type artificial neural synapse to realize a scheme for the new generation of computer technology.
These objects are achieved in a MOSFET control multiplying circuit according to the invention by providing a MOSFET linear device for linearly varying the output current to a node according to an input voltage from an input voltage source and a balanced input voltage from two voltage sources. wherein the MOSFET linear device comprises: a first resistance element connected to one of the two voltage sources; a first MOSFET having a gate electrode connected to the input voltage source, a drain electrode connected to the first resistive element, and a source electrode; a second resistance element connected to the other of the two voltage sources and the source electrode of the first MOSFET; a first current source acting as a current source for offset control connected to the one of the two voltage sources and to the node; a second current source for the current mirror circuit connected to the node and to the other of the two voltage sources; and that an impedance element is provided at which a voltage occurs, wherein the impedance element is connected to the node of the MOSFET linear device and ground. This provides a MOSFET control multiplication circuit for obtaining the accurate function of operational multiplication by offsetting the offset voltage of a MOSFET by employing balanced voltages applied across a resistive MOSFET and a current mirror circuit to remove the non-linear current from the MOSFET and Accuracy of the multiplier significantly improve.

A specific embodiment of the MOSFET analog multiplication circuit according to the invention is shown in the drawings. Preferably, the MOSFET multiplier circuit further comprises a MOSFET M8 connected between the node A and the impedance element Z, wherein the gate electrode G8 of the MOSFET M8 receives neural state signal NZS and thereby functions as a neural synapse network.
The MOSFET multiplier circuit comprises a number of connected MOSFETs M1, M2, M3, M4 and M5, which define a MOSFET linear device 1. The MOSFET multiplier circuit further comprises a MOSFET M6 connected between the voltage source Vx and the MOSFET linear device 1 to connect the voltage line Vx and the MOSFET linear device 1 with each other.
